制御用ゲート電極を有する電界効果トランジスタで形成
されるフラッシュ型不揮発性メモリセルと、該フラッシ
ュ型不揮発性メモリセルの制御用ゲート電極に接続され
た電極及びソース領域に接続された電極で形成される情
報蓄積用容量素子とセル選択用電界効果トランジスタと
の直列回路で形成されたメモリセルと、前記フラッシュ
型不揮発性メモリセルのドレイン領域に直列に接続され
たモード切換用電界効果トランジスタとで構成されてい
ることを特徴とする半導体集積回路装置。 2、前記不揮発性RAMのメモリセルは、動作時にDR
AMとして使用され、待機時はEEPROMとして使用
