従来のイオン源は上記のような構成をしているため、金
属イオンのイオンビームを得る場合、次のような問題点

rガスを用いた場合と、金属フィラメント21としてT
a棒、放電用ガスとしてArガス、反応性ガスとしてC
C1,を用いた場合とにおけるTaイオンビーム電流強
度を示している。即ち、第2図では、プラズマ生成室1
内の全圧P total・IO−Torrにし、Arガ
スとCC1,との混合ガスの圧力P AT+CcJ i
に対するC C(1+の分圧P cc+L+の比をもっ
て、Taイオンビーム電流強度を示しており、O印はそ
の比がが0、即ちArガスのみのときのTaイオンビー
ムであり、Δ印はその比が01のときのTaイオンビー

ームである。この第2図より、反応性ガスを加えた場合

ントとは別の金属フィラメントを追加して配設し、上記
プラズマ生成室と金属フィラメントとの間に、金属フィ
ラメントが負電圧になるように電圧を印加して、上記プ
ラズマ中のイオンにより金属フィラメントをスパッタリ
ング又はエッチングし、金属フィラメントのイオンを発
生させ、この金属フィラメントのイオンも上記イオン引
出口より引出すことを特徴とするイオン源。 2、プラズマ生成室内に導入するガスを、不活性ガスと
反応性ガスとのうちの少なくとも1つのガスにしたこと
