【特許請求の範囲】 1 グロー放電中で行われる被加工片の化学的−
熱的処理を制御する方法において、被加工片4の
温度、該温度の変化率、及びグロー放電中にアー
クが発生する頻度を測定し、これらの測定された
量をその予め決められている値と比較し、それに
対応するエラー信号を発生し、これらのエラー信
号から、上記温度、その変化率及び上記アーク発
生頻度に関してグロー放電電圧を制御する制御信
号を得、そしてアーク発生頻度に基づいた制御信
号を用いてグロー放電中のアークの発生を制御す
ることを特徴とする方法。 2 グロー放電中に保持された被加工片が加熱及
び陰極スパツタリングを同時に受ける様な特許請
求の範囲第1項に記載の被加工片を化学的−熱的
に処理する方法において、被加工片4の処理の開
始から陰極スパツタリングの終了まで、調整可能
な振巾及び平均値を有したパルス電圧をグロー放
電電圧として使用し、上記パルス電圧の平均値を
用いて温度及びその変化率を制御し、そしてパル
ス電圧の振巾値を用いてアーク発生頻度を制御す
ることを特徴とする方法。 3 グロー放電電圧を制御するためのアーク発生
頻度に基づく制御信号を温度に基づく制御信号と
比較し、そしてこれらの比較される制御信号のう
ちで小さいグロー放電電圧に対応する制御信号を
用いてグロー放電電圧に制御する特許請求の範囲
第1項及び第2項に記載の方法。 4 グロー放電電圧を制御するためのアーク発生

各々調整するレギユレータ14,15,16と、
制御ユニツト22と、グロー放電電圧伝送器12
とを具備して成り、上記センサ6,7,10の出
力はそれらに対応する比較素子8,9,13を経
て各々のレギユレータ14,15,16に接続さ
れ、レギユレータ16の出力は制御ユニツト22
の入力20へ接続され、該制御ユニツトの入力1
8,19はレギユレータ14,15の出力へ接続
され、該制御ユニツトの入力21は比較素子8の
出力に接続され、該制御ユニツトの入力23は伝
送器12を経てリード2の各々に接続され、そし
て該制御ユニツトの出力24,25は電源1に接
続されることを特徴とする装置。 7 上記制御ユニツト22はスイツチ26,27
と、ゼロ検出器31と、最小信号取り出し器30
と、陰極スパツタリング終了確認回路29とを備
えており、上記ゼロ検出器31の出力は上記スイ
ツチ26の第1入力に接続され、該スイツチの出
力は上記スイツチ27の第1入力に接続され、該

ニツト22の出力25,24として使用される特
