〈従来技術〉

効果の影響を低減させたり、パターン面の上にゴミが乗
ったりパターンを傷つけたりすることを防止できること

泡体5より出るゴミ6がパターン2上にあるとそれが転
写されてしまう等の問題があった0本発明においては第
9図と第10図、第12図と第13図のように微細パタ
ーンを相補的に分解して第7図から第8図に示すように
上部基Fi8と下部基板9を貼り合わせる。こうするこ
とにより第11図、第14図のように所定のパターンを

成時の近接効果が低減されるため、微細パターンを必要
とするフォトマスク、レチクルを完全な形で提供出来、
パターン上にゴミが無く、キズが付(可能性が皆無であ
るというところに本発明の有効的な工業的な意義がある
