【特許請求の範囲】[Claims] (1)トランジスタとキャパシタとで構成されるメモリ
セルを二つ一対としたものが複数設けられてなる半導体
記憶装置において、 半導体基板上に積層形成された絶縁層および半導体層を
有し、この半導体層に形成される一対のトランジスタ領
域の間の前記絶縁層に所定間隔を介して二つの溝が設け
られ、この溝内にキャパシタが形成されていることを特
徴とする半導体記憶装置。
(1) A semiconductor memory device comprising a plurality of pairs of memory cells each consisting of a transistor and a capacitor, which has an insulating layer and a semiconductor layer laminated on a semiconductor substrate; A semiconductor memory device characterized in that two grooves are provided at a predetermined interval in the insulating layer between a pair of transistor regions formed in the layer, and a capacitor is formed in the grooves.
