- 【実用新案登録請求の範囲】 チヤンバと、該チヤンバ内の下部に設けられた
下部電極と、該下部電極に対向して上記チヤンバ
内の上部に設けられた上部電極とを備え、該上部
電極の下部電極対向面に複数のガス導入口を形成
してなるドライエツチング装置において、 上記複数のガス導入口を複数のグループに区分
し、各グループごとにエツチングガスの流量制御
を行うようにしたことを特徴とするドライエツチ
ング装置。
