のような場合においては、蒸発源から蒸発した粒子や導
入された気体をイオン化又は励起する手段として、反応
性の高いシートプラズマを利用しているため、圧力勾配
型プラズマガンに印加されるプラズマ発生用の直流電源
(以下、プラズマ発生電源という)の出力変動に対して
、成膜プロセスは、はとんど影響を受けない。

け、スパッタリング電−流、電圧が変動し、有効に高効
率スパッタリングが行われないという問題を有していた

ラズマインピーダンスが大幅に安定化され、スパッタリ
ング電源の変動が抑えられ、その結果、ターゲットにス
パッタリングパワーが有効に印加できるようになり、従
来にない高速で高効率のスパッタリングが可能となるこ
とを見出した。

負の電圧を印加すると、そのスパッタリング電圧は、第
5図に示したように大きく変動した。ターゲットに錫を
含んだ酸化インジウム・(ITO)を用い、ガラス基体
にITO膜を成膜した時の成膜速度は2500人/分で
あった。(以上表1参照)[実施例1] 比較例と同様の直流電源に平滑回路として総容量400
mFのコンデンサーを並列に接続したものをプラズマ発
生電源とし、60Vに設定したところ、出力変動は10
%程度に低減されていた(第2図参照)。かかるプラズ
マ発生電源を用いてスパッタリングを行ったところ、異
常放電はほとんど見られなかった。又、スパッタリング
電圧の変動率も、6%程度であった(第3図参照)。こ
の状態でITO膜を成膜したところ、成膜速度は400
0人/分と高速であった。(以上表1参照) [実施例2] 比較例と同様の直流電源に平滑回路として総容量470
mFのコンデンサーを並列に接続したものをプラズマ発
生電源として、ITO膜を成膜した結果を表1に示す。

的活性化が高まる。その結果、従来にない高速の成膜速
度が得られ、さらに低温基体への成膜も可能となる。
