Claims (2)

【特許請求の範囲】[Claims] (1)互いに対向した電極2、3の対向面に抵抗率が1
0^1^1Ωcm以上の高抵抗体4、5を貼り付け、い
ずれかの高抵抗体の上に試料基板6を設置し、90%以
上の体積のHeと膜形成用ガスとして少なくともSiH
_4を含みSiH_4/Heの体積比率が10^−^4
〜10^−^2である混合ガスを、ガス流量Qを放電空
間の体積Sで割った値Q/Sが1〜10^2sec^−
^1になるように対向電極間に供給し、電極2、3の間
には高周波電圧を与え、大気圧近傍の圧力下で、高抵抗
体4、5の間にグロー放電を起こさせ、試料基板6の上
にSiを含む薄膜を形成する事を特徴とする薄膜形成方
法。

電極の高抵抗体の上に設置されヒータ9によって加熱さ
れた試料基板6の上に、Siを含む薄膜を形成するよう
にした事を特徴とする薄膜形成装置。
