本発明によるLDは、AI GaAs系以外のレーザ材
料例えばInGaAsP系・InGaP系の材料に対し
ても同様に適用できる。またLDの構造としては上記実
施例で示した3層導波路を基本にするものに限らず、活
性層の片側に隣接して光ガイド層を設けるLOG構造や
、活性層の両側にそれぞれ隣接して光ガイド層を設ける
SCH構造およびこれらの光ガイド層の屈折率および禁
制帯幅が膜厚方向に分布しているGRIN−SCH構造

以上述べたように本発明のLDによれば以下のような多

l)光出射端面近傍では、リブ光導波路幅と電流注入幅
を同程度でかつ狭くして屈折率導波機構とししかも複雑
本近接して配置することによりフェーズドアレイ構造と
したので、100mwをこえる高光出力発振が可能とな

ードは利得導波機構を反映してマルチモード化する。し
たがってコヒーレント長が短くなり、戻り光との干渉性

4)通常低雑音特性実現に対しては、高周波重畳法が用
いられているが、その為には高周波発振回路をLDとと
もに搭載する必要がある。しかし本LDではLD自体低
雑音特性を有するものであり、付加回路等不必要となり
、光ヘッドの軽量化、さらにはアクセスタイムの短縮等

OCVD法のみで実現されるものであり、大面積ウェハ
での成長可能・大面積にわたり膜特性が均一かつ膜厚の
制御性に秀れている等のMOCVD法の特徴を生かして
LD素子特性の均一化・高信頼化さらには低価格化が実

加えてZn5e層は、二酸化シリコン等誘電体層より熱
伝導性に秀れており、LD内部で発生した熱の放散に極

はII−IV族化合物半導体層で埋め込まれて成る半導体レ
ーザにおいて、少なくとも一方の共振器端面近傍では、
電流注入幅と該リブ状の光導波路の幅をほぼ等しくかつ
細くして屈折率導波構造とした該リブ状の光導波路を、
相互に光結合を生ずる間隔で複数本配置し、かつ共振器
中央部付近では該リブ状の光導波路の幅を電流注入幅よ
り十分広くして利得導波構造としかつ最上部に開口を有
する高抵抗層を有する該リブ状の光導波路を有してなる
