Claims (1)
- リードフレームあるいはセラミツク基板を位置
決め固定するとともに前記リードフレームあるい
はセラミツク基板を加熱するヒータを内蔵する台
と、半導体チツプを吸着するとともに前記台に載
置された前記リードフレームあるいはセラミツク
基板上に前記半導体チツプを移載するコレツトを
有するダイシング装置において、前記コレツトの
周囲を囲み取り付けられるとともに前記リードフ
レームあるいはセラミツク基板及び前記半導体チ
ツプを覆うカバーと、このカバーの外壁に接続さ
れる窒素ガスを供給する配管とを有することを特
徴とするダイボンデイング装置。
