Claims (1)
- 【実用新案登録請求の範囲】 ＭＯＳトランジスタから成る一対の転送用トラ
ンジスタとフリツプフロツプとでメモリセルが構
成されており、ＭＯＳトランジスタから成る一対
の駆動用トランジスタと一対の抵抗素子とで前記
フリツプフロツプが構成されている半導体メモリ
装置において、 前記転送用トランジスタと前記駆動用トランジ
スタとの夫々のゲート電極が第１の配線層によつ
て形成されており、 少なくとも、前記駆動用トランジスタのソース
領域に接続されている電源線と、凸パターンまた
は凹パターンの少なくとも一方とが、前記第１の
配線層よりも上層の第２の配線層によつて形成さ
れており、 前記抵抗素子が前記凸パターンまたは前記凹パ
ターンの少なくとも一方上を通過する様に前記第
２の配線層よりも上層の第３の配線層によつて形
成されている半導体メモリ装置。
