では少なくとも多結晶シリコンがゲート電極として用い
られる構造になっている。この場合、製作する各工程に
於て、ゲート酸化膜へさまざま不純物が混入しその結果
MO8のしきい電圧を変動させるとか、ゲート耐圧不良
を起こす。ゲート電極である多結晶シリコン中にリンが
ドープされている場合には、上記の製作工程中で入る不
純物をリンがゲッタリングしゲート酸化膜を良質なもの
にする効果がある。しかし、この効果はヒ素元素には少
なく、ゲート電極としての多結晶シリコン中にはリン元

題点を解決し、高性能なバイポーラと高信頼なMOSト
