即ち発光層の膜部を十分に引き出すことができ、実用価
値の高い発光素子を得ることができる。また各層の基板
温度を先述したようにTP≧TN、 TMl、 T、4
t> T tの関係にしているため、不純物の発光層へ
の拡散を防止できるから発光層のダメージが小さく、そ
の特性が失われない。

含む低圧の反応ガスを真空容器内でグロー放電させて分
解ガスを重合させるプラズマ化学的蒸着法によりn型の
アモルファス炭化ケイ素膜よりなる電子注入層を前記発
光層上に積層する工程とを含み、 第1の中間層及び第2の中間層の生成工程における、炭
化水素ガスに対する水素化ケイ素ガスの混合比は、発光
層の生成工程における前記水素化ケイ素ガスの混合比よ
りも小さいことを特徴とする発光素子の製造方法。
