(Prior Art) Conventionally, as a method for forming a resist pattern on the surface of a substrate, a method is often used in which a photosensitive layer is formed on the surface of the substrate, and then, after being irradiated with actinic rays, the layer is developed. Various methods are employed for forming the photosensitive layer in this step.

For example, a method using a photosensitive resin composition solution (coating liquid) such as dip coating, roll coating, or curtain coating, or a method in which a photosensitive layer is previously formed on a base film (hereinafter referred to as photosensitive film) is applied to the substrate surface. A method of laminating layers using a laminator or the like is known. Among these methods, the method using a photosensitive film is currently adopted as the mainstream method in the field of printed circuit board manufacturing, because it can easily form a photosensitive layer with a uniform thickness.

(Problems to be Solved by the Invention) Recently, as printed circuit boards have become denser and more precise, resist patterns of higher quality have become necessary. That is, it is desired that the resist pattern be free of pinholes and that is in close contact with the surface of the underlying substrate. It is known that the currently mainstream method of laminating photosensitive films has limitations in meeting such demands.

This method has poor ability to follow irregularities on the substrate surface caused by dents during substrate manufacturing, nonuniform polishing, and nonuniformity of bits of copper plating on the surface of the mesh 9 of the glass cloth in the inner layer of the substrate. , it is difficult to obtain sufficient adhesion. This difficulty is solved by laminating photosensitive films under reduced pressure (
This problem can be avoided to some extent by using the Japanese Patent Publication No. 59-3740), but this requires particularly expensive equipment.

These resins have good photosensitivity and mechanical properties of the resist film when viewed from the performance as positive photoresists, but this is natural because these resins do not contain carboxyl groups, which are essential for anionic electrodeposition paints. However, it cannot be used as an electrodeposition paint as it is.

Furthermore, (meth)acrylic resin has traditionally been used as the main component of photoresists used in the production of printed circuit boards, which is the main application of the present invention, due to its physical properties and ease of handling. The ester compound of penzophenone 1゜2-naphthoquinonediazide sulfonic acid having two or more hydroxyl groups, which is commonly used as a photosensitizer, has extremely poor compatibility with (meth)acrylic resin, so it is difficult to use as a photosensitizer. It cannot be used in combination with (meth)acrylic resin as the main component.

Furthermore, a method has been proposed in which a positive photoresist is formed by applying a coating liquid containing a mixture of an acrylic resin having a carboxyl group and a photosensitizer (Patent Publication No. 51-14042). In addition, as a developing solution suitable for resist) K having this composition after exposure, an aqueous alkanolamine solution or a solution containing both an amine and an alcohol is suitable, and an alkaline developer is not suitable. However, most of the developing solutions used in the aforementioned tenting method using photosensitive film, which is the mainstream manufacturing method for printed circuit boards at present, mostly use alkali.

Even in the case of the method of forming photoresist by electrodeposition coating,
It goes without saying that it is desirable to use an alkali developer that follows the current method. In this sense, it can be said that this composition has no versatility.

Further, even though this composition has carboxyl groups in the resin, it cannot be used as an electrodeposition paint as it is. That's 1! In the case of deposited coatings, if the glass transition point of the deposited film is not low, in other words, the minimum film forming temperature (MFT)
This is because a film will not be formed after electrodeposition unless the value is low. Therefore, the monomer composition of the acrylic resin also needs to take this point into consideration.

As mentioned above, the positive photoresist compositions formed with electrodeposition paints that have been proposed to date have low photosensitivity and mechanical properties of the resist film, and furthermore, it is difficult to finely adjust the properties. As another essential component of the (meth)acrylic resin, which is a component of (al), a polymerizable monomer whose homopolymer glass transition point is 0°C or lower is used. Polymerization occurs when the homopolymer glass transition point is 0°C or lower. The term "polymer monomer" means that the glass transition point of the polymer obtained by homopolymerizing the monomer is 0°C or lower. The glass transition point is measured by a normal thermal analysis method, but preferably by differential analysis. It is carried out by scanning calorimetry (DSC).Polymerizable monomers whose homopolymer glass transition point is 0°C or lower include ethyl acrylate, inpropyl acrylate,
n-propyl acrylate, isobutyl acrylate,
n-hexyl methacrylate, n-octyl methacrylate, n-decyl methacrylate, etc.
-Bunal acrylate and 2-ethylhexyl acrylate are preferred. These polymerizable monomers may be used alone or in combination of two or more, and the amount used is equal to the total amount of copolymerizable monomers forming the polymer component (a).
The amount is preferably 5 to 75 parts by weight, more preferably 20 to 60 parts by weight. When the amount used is less than 5 parts by weight, the glass transition point of the polymer becomes high, and there is a fear that a film may not be formed when the electrodeposition paint combined with the photosensitive agent (component (b)) is electrodeposited. On the other hand, if it exceeds 75 parts by weight, the glass transition point of the polymer becomes too low and the coating film after electrodeposition tends to become sticky.

The (meth)acrylic resin, which is the component of +8), can be synthesized using a general method using a polymerization initiator such as azobisisobutyronitrile, azobisdimethylvaleronitrile, or benozoyl peroxide. It can be carried out by solution polymerization. In this case, the organic solvent to be used is preferably a hydrophilic organic solvent such as dioxane, methoxyethanol, ethoxyethanol, diethylene glycol, etc., considering that it will be used in an electrodeposition coating. If a hydrophobic organic solvent such as toluene, xylene, or benzene is mainly used, it is necessary to distill off the solvent after resin synthesis and replace it with the hydrophilic organic solvent. The average molecular weight of the resin (in terms of standard polystyrene) is 5.000 to 150,
000 is preferred. If it is less than 5,000, the mechanical strength of the resist is weak; if it exceeds 150,000, the electrodeposition coating properties tend to be poor and the appearance of the coating film tends to be poor.

Next, these coating films were imagewise exposed to a 3 kW ultra-high pressure mercury lamp through a photomask, and then developed with a 1 liter aqueous sodium carbonate solution. In order to evaluate the photosensitivity at this time, a step tablet (using a photomask with an optical density of 0.05 as the first stage and an optical density of d! increasing by 0.15 for each stage) was used to obtain three stages. The exposure amount was measured (results are shown in Table 1). It is shown that all examples have high sensitivity.
