Claims (1)
る工程を有する半導体装置の製造方法において、前記シ
リコン窒化膜の形成工程は、デポジション温度を680
℃以下、デポジション速度を2Å/min以上に条件設
定して行うことを特徴とする半導体装置の製造方法。In a method for manufacturing a semiconductor device including a step of forming a silicon nitride film on a semiconductor substrate by a CVD method, the step of forming the silicon nitride film is performed at a deposition temperature of 680° C.
A method for manufacturing a semiconductor device, characterized in that the process is carried out under conditions such that the temperature is below 0.degree. C. and the deposition rate is 2 Å/min or above.
