要し従つて半導体層6を得るに高温処理を要する

基板4の温度が300℃乃至400℃程度又はそれ以下
であつて良く、又半導体層16をCVD法によつ
て得る場合も半導体基板4の温度が600℃程度又
はそれ以下であつて良く、従つて半導体層16を
得るに、第1図の場合の半導体層6を得る場合の
如くに高温処理を要しないものである。

をP型不純物として含む、抵抗率が1.6ΩcmのP
型多元アモルフアス半導体層でなり、電極7及び
8がアルミニウムとニツケルとからなる金属電極
でなる場合に於て、順方向電圧電流特性を測定し
た所、第5図にて実線図示の結果が得られた。之
に対し第1図にて前述せる従来のPN接合素子に
於て、その半導体基板4及び半導体層5が夫々上
述せるN型単結晶シリコン基板及びP型シリコン
単結晶シリコン層でなり、又電極7及び8が上述
せる金属電極でなり、然し乍ら半導体層6が表面
濃度5×1018cm-3、厚さ1μmの硼素をP型不純物
として含む単結晶シリコン層でなる場合、順方向
電圧電流特性を測定した所、第5図にて点線図示
の結果が得られた。また、第1図の従来のPN接
合素子の場合のこのような結果は、半導体層6が
硼素をP型不純物として高濃度に含んでいる多結
晶シリコン層である場合も同様であつた。これよ
りしても本発明によるPN接合素子の場合、第1
図にて前述せる従来のPN接合素子の場合に比
し、順方向降下電圧が格段的に小であることが明
らかであろう。

の点線図示の測定結果を得た場合と同様にして、
上述せると同様の時間に対する逆方向電流を測定
した所、第6図にて点線図示の結果が得られた。
これよりしても本発明によるPN接合素子の場
合、半導体層5に蓄積される電子の量が第1図に
前述せる従来のPN接合素子の場合に比し格段的
に小であることが明らかであろう。

くはシリコンを含む多元アモルフアス半導体が好
ましい。因みに上に述べたP型のシリコンとゲル
マニウムとからなる多元アモルフアス半導体の光
吸収係数は第7図に示すとおりであるので、この
条件を満たしている。特に、ギヤツプ内準位密度
が高いという点からは、CVD法、スパツタリン
グ法、蒸着法で作製された不純物を含むアモルフ
アスシリコンもしくはシリコンとシリコン以外の
族元素とからなる多元アモルフアス半導体が好
ましい。

明の特徴がより発揮して得られるものである。

とシリコン以外の族元素とからなる多元アモル
フアス半導体でなる場合、第4図にて上述せるに
準じてその族元素としてはゲルマニウム、錫等
就中ゲルマニウムを可とするものである。

る従来のPN接合素子に比し格段的に小であると
共に、半導体層5′に電子が第3図のPN接合素
子の場合の如くに多く蓄積されることがないもの
である。因みに半導体基板4が抵抗率0.01Ωcmの
N型単結晶シリコン基板でなり、又半導体層5′
がエピタキシヤル成長法によつて形成された抵抗
率5Ωcm、厚さ17μmのN型単結晶シリコン層でな
り、更に半導体層16がCVD法によつて形成さ
れた、シリコンとゲルマニウムとからなり且硼素
をP型不純物として含む、抵抗率が1.6ΩcmのP
型多元アモルフアス半導体層でなり、電極7及び
8がアルミニウムとニツケルとからなる金属電極
でなる場合に於て、順方向電圧電流特性を測定し
た所、第9図にて実線図示の結果が得られた。之
に対し第3図にて前述せる従来のPN接合素子に
於て、その半導体基板4、半導体層5′、及び電
極7及び8が夫々上述せるN型単結晶シリコン基
板、N型単結晶シリコン層、及び金属電極でな
り、然し乍ら半導体層6が表面濃度5×1018cm
-3、厚さ1μmの硼素をP型不純物として含む単結
晶シリコン層でなる場合、順方向電圧電流特性を
測定した所、第9図にて点線図示の結果が得られ
た。また、第3図の従来のPN接合素子の場合の
このような結果は、半導体層6が硼素をP型不純
物として高濃度に含んでいる多結晶シリコン層で
ある場合も同様であつた。これよりしても本発明
によるPN接合素子の場合、第3図の従来のPN
接合素子に比し、順方向降下電圧が格段的に小で
あることが明らかであろう。尚本例の場合も、第
3図の従来のPN接合素子の場合と対比して、第
4図にて前述せるに準じて、第6図にて上述せる
と同様の逆方向電流を測定した所、第6図にて上
述せるに準じた結果が得られた。従つて半導体層
5′に蓄積される電子の量が第3図の従来のPN
接合素子に比し格段的に小であることが明らかと
なつた。

Claims (1)

【特許請求の範囲】 1 N型を有する第1の半導体層状体と、 該第1の半導体層状体上にPN接合を介して配
されたP型を有する第2の半導体層状体とを具備
するPN接合素子に於て、 上記第1の半導体層状体が比較的低い比抵抗を
有する単結晶シリコン基板と、該単結晶シリコン
基板上の比較的高い比抵抗を有する単結晶シリコ
ン層でなり、 上記第2の半導体層状体が、アモルフアスシリ
コン又はシリコンと該シリコン以外の族元素と
からなる多元アモルフアス半導体でなり、且つ硼
素をP型不純物として高濃度に含んでいる事を特
徴とするPN接合素子。 2 N型を有する第1の半導体層状体と、 該第1の半導体層状体上にPN接合を介して配
されたP型を有する第2の半導体層状体とを具備
するPN接合素子に於て、 上記第1の半導体層状体が単結晶シリコンでな
り、 上記第2の半導体層状体が、上記第1の半導体
層状体側の比較的高い比抵抗を有する第1の半導
体層と、該第1の半導体層上の比較的低い比抵抗
を有する第2の半導体層とでなり、 上記第1の半導体層が単結晶シリコンでなり、 上記第2の半導体層がアモルフアスシリコン又
はシリコンとシリコン以外の族元素とからなる
多元アモルフアス半導体でなり、且つ硼素をP型
不純物として高濃度に含んでいる事を特徴とする
PN接合素子。
