Claims (1)
- エピタキシヤル成長層を２段積みした構造の半
導体装置であつて、下段のエピキシヤル成長層の
少なくとも上面に埋込拡散層を形成し、該埋込拡
散層と上段のエピタキシヤル成長層に形成するコ
レクタ拡散領域とをコレクタウオールで接続する
と共に、上記埋込拡散層の上方の上段のエピタキ
シヤル成長層内にベース拡散領域を作製し、該ベ
ース拡散領域内にエミツタ拡散領域を作製したＮ
ＰＮトランジスタを具備することを特徴とする半
導体装置。
