第2図aは従来のインナーリード1を示し、そ
の先端部にアルミクラツド層2が圧着等により接
合されている。このインナーリード1はアルミク
ラツド層2を形成した板条体からプレスにより打
抜き形成されるとその肩部にだれが生じてしま
い、アルミクラツド層2の表面が平坦でなくなる
ため、半導体チツプとワイヤボンデイングする際
にボンデイング不良を起すおそれがある。

が接近したり、重なつたりすると、コイニング時
に作用する応力が2つの部材の接合部であるアル
ミクラツド層2の境界端縁2aの全長に亘つて集
中することとなり、アルミクラツド層2が境界端
縁2a部分において剥離してしまうという不都合
があつた。

イヤボンデイング状態を常に良好に維持すること
ができ、信頼性の高いリードフレームを提供する
ことを目的とする。

て、本実施例においては、アルミクラツド層2の
境界端縁2aとコイニングライン3とが重なつた
り近接したりしても、境界端縁2aが剥離するこ
とは全くない。

アルミクラツド層2の剥離を防止できる。なお、
第1図aのようにアルミクラツド層2の境界端縁
2aとコイニングライン3とが十分に離れている
場合は、アルミクラツド層2部分にコイニングを
施しても、境界端縁2aが剥離することはない
が、ボンデイングエリアが狭くなつてしまう。ま
たコイニングライン3が完全に境界端縁2aより
外側に(インナーリード先端と反対側)に位置す
るようにコイニングを施す場合にも剥離が生じな
いが、この場合には広い範囲にわたつてコイニン
グを行わなければならず、また歪みなど種々の問
題が生じる。
