のn型不純物の導入処理によって、内側間隔を例えばぺ
μmにとって形成し、次でまたはその前に、半導体領域
2及び3間に延長しているn型を有し且つ半導体領域2
及び3よりもわずかに狭い幅を有する半導体領域4を、
同様に、それ自体は公知のnを不純物の導入処理によっ

びB〉。この場合、金属層18は、薄膜11上にもわず
かに延長し、マツシュルーム形状に形成される。 次に、150℃〜500℃の温度による熱アニーリング
処理を施しで後、薄膜11の最上層 6 である層10を除去する(第8図A及びB)。 以上が、本発明による金属半導体接合素子の製法の実施
例である。 このような製法によって製造される金属半導体接合素子
は、半導体領域2及び3をそれぞれソース領域及びドレ
イン領域、半導体領域4をチャンネル領域、導電性層8
及び9をそれぞれソース電極及びドレイン電極、金属層
18をゲート電極とするショク1〜キ接合型電界効果1
〜ランジスタの構成を有し、従ってショク1〜キ接合型
電界効果1〜ランジスタとしての機能が得られることは
明らかである。 従って、第1図〜第8図に示−リー本発明による金属半
導体接合素子の製法は、ショットキ接合型電界効果トラ
ンジスタの製法の実施例に適用した製法ということがで
きる。 第1図〜第8図に示す本発明による金属半導体接合素子
の製法によれば、半導体基板1上に絶縁層5と層10と
による2層の薄膜11を形成する■稈(第3図及び第5
図)と、薄膜11に対する集束イオンビーム12を用い
たエツチング処理によって、薄膜11に半導体基板1を
外部に臨ませる金属層配設用窓13を形成する工程(第
6図)と、金属層配設用窓13内に金属化合物ガス14
を供給させながら、金属層配設用窓13を集束イオンビ
ーム15で照射させることによって、半導体基板1上に
、金属層配設用窓13に臨む領域16において、半導体
基板1との間で金属半導体接合17を形成している金属
層18を堆積形成する工程(第7図)と、その工程後に
おいて、薄膜11の最上層である層10を除去する工程
(第8図〉とを有して、金属半導体接合素子を製造する
。 このような本発明による金属半導体接合素子の製法によ
れば、半導体基板1との間で金属半導体接合17を形成
している金属層18を形成する前に、半導体基板1上に
薄膜11を形成する工程(第3図及び第5図)と、その
薄膜11に金属層配設用窓13を形成する工程(第6図
)とをとりさえすれば、半導体基板1との間で金属半導
体接合17を形成している金属層18を、前述した従来
の第2の金属半導体接合素子の製法の場合と同様に、半
導体基板1上の所定の領域16に金属化合物ガス14を
供給させながら、半導体基板1上の所定の領域16を集
束イオンビーム15で照射させるだけで形成することが
でき、また、薄膜11に金属層配設用窓13を形成する
のに、前述した従来の第1の金属半導体接合素子の製法
の場合と同様に、集束イオンビーム12を用いるが、そ
の集束イオンビーム12は、前述した従来の第1の金属
半導体接合素子の製法の場合のようにレジスト騎に対す
る露光処理に用いているのでなく、薄膜11に刻するエ
ツチング処理に用いており、従って、前述した従来の第
1の金属半導体接合素子の製法のようにレジスト層に対
する現像処理を必要どしないので、金属半導体接合素子
を、前述した従来の第1の金属半導体接合素子の製法の
場合に比し、格段的に容易に製造することができる。 また、第1図〜第8図に示す本発明による金 9 属半導体接合素子の製法によれば、半導体基板1との間
で金属半導体接合17を形成している金属層18を、上
述したように、前述した従来の第2の金属半導体接合素
子の製法の場合と同様に、半導体基板1の所定の領域1
6上に金属化合物ガス14を供給させながら、半導体基
板1の所定の領域16を集束イオンビーム15で照射さ
せることによって形成するが、このとき、半導体基板1
が、薄膜11の金属層配設用窓13に臨む領域16にお
いてのみ外部に露呈し、そして、その領域16を半導体
基板1の所定の領域16としている。このため、金属層
18を、半導体基板1上に、予定の面積を有する予定の
領域16のみに占めているものとして形成することがで
き、従って、金属半導体接合17を、薄膜11の金属層
配設用窓13と同じ寸法で形成することができる。とこ
ろで、1ill1311の金属層配設用窓13は、前述
した従来の第1の金属半導体接合素子の製法の場合に準
じて、集束イオンビームを用いて形成されるが、この場
合、0 従来の第1の金属半導体接合素子の製法の場合で前述し
たように1、集束イオンビームを、0゜1μm以下とい
うような小さな径を有するものとして得ることができる
ことから、金属間配設用窓13を、0.1μm以下とい
うような十分狭い幅を有するものとして形成することが
できる。 このため、半導体基板1と金属層18との間で形成され
ている金属半導体接合17を、0゜1μm以下というよ
うな十分狭い幅を有するものとして形成することができ
、よって、前述した従来の第2の金属半導体接合素子の
製法の欠点を有することなしに、金属半導体接合素子を
、小型密実に製造することができる。 また、第1図〜第8図に示す本発明による金属半導体接
合素子の製法によれば、半導体基板1との間で金属半導
体接合17を形成している金属層18を形成するときに
、上述したように、半導体基板1が、薄膜11の金属層
配設用窓13に臨む領域16においてのみ、その領域1
6を予定の領域どして外部に露呈しているので、金属層
18を形成するときに、その金属層18を構成している
のと同じ金属粒子19が、薄膜11上に図示のように1
イL積句着づ−るとしでも、半導体単板1上に直接堆積
付着しないので、半導体基板1の上面が、金属粒子19
によって直接汚染されない。このため、第1図〜第8図
に示づ一本発明による金属半導体接合素子によれば、半
導体躯板1どの間で金属半導体接合17を形成している
金属層18を形成して後、金属粒子19を、薄膜11の
最上層である層10を除去することによって、除去して
いるが、そのようにして金属粒子19を半導体基板また
は半導体層上から除去しなくても、金属半導体接合素子
を、はとlυど所期の特性を有するものとして製造する
ことがて゛きる。 また、第1図〜第8図に示す本発明による金属半導体接
合素子の製法によれば、半導体基板1との間で金属半導
体接合17を形成している金属層18をMt積影形成る
工程にd3いて薄膜」ニにIM槓何着した金属粒子1つ
を、薄膜11の最上層である層10を除去することによ
って、除去しているので、金属粒子19を除去しない限
り、金属半導体接合素子を、所期の特性をイj′?Iる

れがあるとすれば、そのにうなおそれを、有効に回避す
ることができ、また、半導体基板1上に形成されている
薄膜11の最上層である層10は、半導体基板1上に直
接f[ff v4句肴している金属粒子の場合のように
半導体基板1に損傷を与える、ということなしに、半導
体基板1上から容易に除去できるのC′、金属半導体接
合素子を、所期の特性を右するしのとして、容易に製造

属半導体接合素子の製法の1つの実施例を示したに過ぎ

成を有す3 るHEMT形電界効果1〜ランジスタの製法を製造づ゛
る場合にも適用することもでき、その他、本発明の精神
を脱することなしに、種々の変型、変更をなし得るであ
ろう。
