【考案の詳細な説明】 (イ) 産業上の利用分野 本考案は、集積回路化されたリアクタンス回路
に関するもので、特に周波数特性が改善されたリ
アクタンス回路に関する。 (ロ) 従来の技術 特開昭59−57515号公報に示される如く、等価
リアクタンスを半導体集積回路により構成する方
法が知られている。第2図は、前記公報に記載さ
れたリアクタンス回路を示すもので、1はエミツ
タが共通接続された第1及び第2トランジスタ2
及び3と、該第1及び第2トランジスタ2及び3
の共通エミツタに接続された可変電流源4と、前
記第1及び第2トランジスタ2及び3のベース間
に接続された抵抗5と、前記第2トランジスタ3
のベース・コレクタ間に接続されたコンデンサ6
と、前記第1及び第2トランジスタ2及び3のコ
レクタ間に接続された電流反転回路7とから成
り、前記第2トランジスタ3のコレクタに接続さ
れた入力端子8から見て、正の等価リアクタンス
として動作する第1リアクタンス回路、及び9は
エミツタが共通接続された第3及び第4トランジ
スタ10及び11と、該第3及び第4トランジス
タ10及び11の共通エミツタに接続された可変
電流源12と、前記第3及び第4トランジスタ1
0及び11のベース間に接続された抵抗13と、
前記第3トランジスタ10のベース・コレクタ間
に接続されたコンデンサ14と、前記第3及び第
4トランジスタ10及び11のコレクタ間に接続
された電流反転回路15とから成り、前記第4ト
ランジスタ11のコレクタに接続された入力端子
8から見て、負の等価リアクタンスとして動作す
る第2リアクタンス回路である。しかして、正の

の容量値〕 となる。また、差動増幅部の相互コンダクタンス

増幅部の定電流源に流れる電流〕 と表わすことが出来るので、第2図のリアクタン
ス回路は、前記第(1)式で示される正のリアクタン
スX1と、前記第(2)式で示される負のリアクタン
スX2とを有し、前記正及び負のリアクタンスX1
及びX2を、可変電流源4及び12の電流を変え
ることにより変化させることが出来る可変リアク
タンス回路と言うことが出来る。その場合、前記
第(1)及び第(2)式において、Gm1=Gm2、C1=C2、
R1=R2とし、前記可変電流源4及び12に流れ
る電流を適宜調整すれば、第2図のリアクタンス
回路は、負の所定値から正の所定値迄リニアに変
化するリアクタンスを得ることが出来る。 (ハ) 考案が解決しようとする問題点 ところで、集積回路化を行う場合、第2図の電
流反転回路7及び15に使用されているトランジ
スタ16,17及びダイオード18,19は、通
常横型PNPトランジスタにより構成される。そ
して、横型PNPトランジスタは、遮断周波数T
が低く、7MHzから10MHz程度である為、第2図
の第1トランジスタ2から電流反転回路7を介し
て入力端子8に導出される信号が前記横型PNP
トランジスタの周波数特性に依存したものとな
り、入力端子8に印加される信号の周波数が高く
なると、第2図の回路は正しいリアクタンス特性
とならない危険があつた。一般に、入力信号の周
波数限界は、β遮断周波数〓(=T/β0;ただし、
β0は直流増幅率)で表わすことが出来るが、横型
PNPトランジスタの場合、T=10MHz、β0=30
とすれば、〓=333KHzとなり、333KHzの周波数
で45度の位相回転が生じる。そして、位相が45度
回転すると、正しいリアクタンスを得ることが困
難になる。 (ニ) 問題点を解決するための手段 本考案は、上述の点に鑑み成されたもので、エ
ミツタが共通接続されリアクタンス回路の主なる
構成要素となる第1及び第2トランジスタを備
え、該第1トランジスタのコレクタを電源に接続
するとともに、前記第2トランジスタのコレクタ
を定電流トランジスタのコレクタとともに入力端
子に接続した点を特徴とする。 (ホ) 作用 本考案に依れば、信号が横型PNPトランジス
タで構成される電流反転回路を通過しないので、
周波数特性が制限されず、高い周波数迄良好なリ
アクタンス特性を保つリアクタンス回路を提供出
来る。 (ヘ) 実施例 第1図は、本考案の一実施例を示す回路図で、

間に接続された抵抗26と、前記第2トランジス
タ24のベース・コレクタ間に接続されたコンデ
ンサ27と、コレクタが前記第2トランジスタ2
4のコレクタとともに入力端子21に接続された
第2定電流トランジスタ28と、前記第1及び第
2定電流トランジスタ25及び28をバイアスす
るバイアス回路29とによつて構成される。同様
に、前記第2リアクタンス回路22は、第3及び
第4トランジスタ30及び31と、第3及び第4
定電流トランジスタ32及び33と、抵抗34
と、コンデンサ35と、前記第3及び第4定電流
トランジスタ32及び33をバイアスするバイア
ス回路36とによつて構成される。 いま、可変電流源37の出力電流を零、可変電
流源38の出力電流をI0にすれば、第1リアクタ
ンス回路20が動作するとともに、第2リアクタ
ンス回路22が動作を停止する。その場合、第1
及び第5定電流トランジスタ25及び39のエミ
ツタ面積比を2:1とすれば、第1定電流トラン
ジスタ25のコレクタ電流がI0に、第2及び第5
定電流トランジスタ28及び39のコレクタ電流
がI0/2になる。また、前記第1定電流トランジス タ25のコレクタ電流I0が第1及び第2トランジ
スタ23及び24に分流し、無信号時における前
記第1及び第2トランジスタ23及び24のコレ
クタ電流が等しくI0/2になる。従つて、無信号時 に第2定電流トランジスタ28のコレクタから供給
される電流は、すべて第2トランジスタ24のコ
レクタに流入し、入力端子21に電流が流れるこ
とは無い。 ここで、入力端子21にe0の入力信号が印加さ
れ、それに応じてコンデンサ27にi1の電流が流
れたとすれば、該電流i1は、 i1=e0/R+1/jωC ……(4) 〔ただし、Rは抵抗26の抵抗値 Cはコンデンサ27の容量 ωは角周波数〕 となり、第1及び第2トランジスタ23及び24
のベース間電圧e1は、 e1=i1R=e0R/R+1/jωC ……(5) となる。一方、前記第2トランジスタ24のコレ
クタ電流i2は、前記第(5)式から i2=Gme1=e0RGm/R+1/jωC ……(6) 〔ただし、Gmは第1及び第2トランジスタ2

流源37の出力電流をI0にすれば、第2リアクタ
ンス回路22が動作するとともに、第1リアクタ
ンス回路20が動作を停止する。その場合、先に
示した計算と同様の計算を行なえば、前記第2リ
アクタンス回路22のリアクタンスは、−CRGm
(ただし、Rは抵抗34の抵抗値、Cはコンデン
サ35の容量、Gmは相互コンダクタンス)とな
り、第2リアクタンス回路22が負の等価リアク
タンスとして動作することが理解出来る。そし
て、可変電流源37の出力電流I0を変化させ、相
互コンダクタンスGmを変化させれば、第1図の
回路は、負の可変リアクタンス回路として動作す
る。 第1図の実施例は、入力端子21に流れる電流
i3が、コンデンサ27に流れる電流i1と第2トラ
ンジスタ24のコレクタ電流i2との和で設定され
ることを示しており、しかも、前記電流i1及びi2
が横方向PNPトランジスタにより構成される第
2定電流トランジスタ28に流れないので、前記
入力端子21に流れる電流i3が横方向PNPトラン
ジスタによる周波数制限を受けることは無い。そ
の為、第1図の回路は、NPNトランジスタの特
性(T=500MHz、β0=200、B=2.5MHz)を十分
に享受することが出来、周波数特性面で優れたリ
アクタンス回路を提供出来る。 (ト) 考案の効果 以上述べた如く、本考案に依れば、高い周波数
迄良好なリアクタンス特性を呈するリアクタンス
回路が得られる。その為、本考案をVCO(電圧制
御発振器)の周波数制御用に用いれば、高い周波
数迄正しく制御可能なVCOを提供出来る。
