、 前記第1のゲート絶縁膜のエッチング領域にこの第1の
ゲート絶縁膜よりも薄い第2のゲート絶縁膜を形成する
工程と、 前記第1のゲート絶縁膜、第1のポリシリコン及び第1
の絶縁膜のエッチング領域に第2のポリシリコンを埋め
込む工程と、 前記第1の絶縁膜を選択的に除去する工程と、前記半導
体基板内に逆導電型の不純物をイオン注入し、第1のソ
ース、ドレインを形成する工程と、 前記第1のゲート側壁にサイドウォールスペーサを形成
する工程と、 前記第1のポリシリコンをエッチングして前記第2のゲ
ートと重畳しない前記第1のゲート絶縁膜を露出する工
程と、 前記半導体基板内に逆導電型の不純物をイオン注入し、
第2のソース、ドレインを形成する工程とを有すること
を特徴とした半導体装置の製造方法。
