増大し、もはや実用的な装置は不可能となる。

Claims (1)

【特許請求の範囲】 1、ガス供給手段と、真空排気手段を備えた真空容器と
、前記真空容器内にマイクロ波を導く導波管と、前記導
波管の一端に接続された放射器と、前記放射器の開口部
を封じて、これが前記真空容器の隔壁の一部を構成する
マイクロ波窓と、前記真空容器内のマイクロ波窓直下で
前記マイクロ波の周波数で電子サイクロトロン共鳴を起
こすような磁界の発生手段とを具備して成るマイクロ波
プラズマ処理装置において、少なくとも前記マイクロ波
窓の設けられた放射器内を放電の生じない条件下に減圧
する手段を備え、前記真空容器内にマイクロ波を導入す
る前記マイクロ波窓に加わる圧力差を低減するように構
成したマイクロ波プラズマ処理装置。 2、上記導波管に接続された放射器内の圧力を1×10
^−^4Pa以下もしくは5〜50kPaに減圧する手
段として成る請求項1記載のマイクロ波プラズマ処理装
置。 3、上記導波管に接続された放射器内の圧力を5〜50
kPaとし、かつ、少なくとも前記導波管に接続された
放射器に冷却手段を付加して、前記放射器内の気体の対
流により上記マイクロ波窓を冷却するように構成した請
求項2記載のマイクロ波プラズマ処理装置。4、上記放
射器が接続された導波管の減圧部分と、真空容器とを連
結する配管を設けると共に、前記配管の途中に両者の圧
力差が上記マイクロ波窓の耐圧以上になると開放になる
ような安全弁を接続し、マイクロ波窓の破損を防止する
用に構成した請求項1乃至3何れか記載のマイクロ波プ
ラズマ処理装置。 5、上記導波管の途中でマイクロ波を通す材料により密
閉して、この部分からマイクロ波窓までの間を排気し減
圧する手段を設けて成る請求項1乃至4何れか記載のマ
イクロ波プラズマ処理装置。 6、上記導波管の途中をマイクロ波を通す材料で密閉し
た部分に冷却手段を付加し、前記密閉した部分を冷却す
るように構成して成る請求項5記載のマイクロ波プラズ
マ処理装置。 7、上記冷却手段は、導波管の途中をマイクロ波を通す
材料で密閉した部分の周辺を水冷すると共に、体気圧に
保持された導波管側から前記密閉した材料に直接圧縮空
気を吹きつけ空冷するようにして成る請求項6記載のマ
イクロ波プラズマ処理装置。 8、上記導波管の一端に接続された放射器を電磁ホーン
形放射器として成る請求項1乃至4何れか記載のマイク
ロ波プラズマ処理装置。 9、上記導波管の一端に接続された放射器の開口部を封
じて前記真空容器の隔壁の一部を構成するマイクロ波窓
を、石英板で構成して成る請求項1乃至4何れか記載の
マイクロ波プラズマ処理装置。
