定していない状態でのゲートブレークのための急冷、モ
ールド後の室温でのラック保管をやめ、レジンの諸物性
を二次キュアで安定させたのち、ゲートブレーク等の冷
却を行うなど製造工程の移動、モールド工程と二次キュ

ので、プラスチックパッケージの残留応力が大幅に低減
でき、また、モールド後のレジンの物性が安定していな
い状態で、パッケージに応力が加わらなくなるため、パ
ッケージクラックや潜在不良となる剥離や変形を防ぐこ
とができ、高信頼の半導体プラスチックパッケージがで
きる。さらに、熱粘弾性応力解析シミュレーションを用
いることにより、各種レジン、パッケージにおける最適
温度プロセス、許容限界温度プロセスが短時間で確立で
きる。二次キュア工程の加熱方式で遠赤外線加熱方式に
、プラスチックが吸収しやすい波長(λ=1〜20μm
)を含んでいるため熱エネルギの吸収効率が高く、レジ

却過程に用い放射冷却を行うことにより、低応力、高信
頼のパッケージが実現する。また、この二次キュア工程
での加熱方式に、複数の加熱方式を併用することにより
、伝導、対流、放射の熱伝達形態で効率よくパッケージ
を加熱・反応させることができる。以上のことから、モ
ールド工程から二次キュア工程の一貫自動化、生産の合
理化が達成でき、かつ、製品の信頼性を大幅に向上する
