パターンに形成してなる受光素子の製造方法に関

は全画素を連続した複数の群に分け、群ごとをま
とめて走査するため、走査回路を大巾に簡単化す
ることができる。また、ホトダイオード3と分離
ダイオード4と同一のプロセスで形成できるの
で、従来のSi−ICプロセスで作製した分離ダイオ
ードアレイを実装したものよりも、作成プロセス

ホトエツチングプロセスが使用できる点にある。
該金属電極2は光センサ部金属電極21および二
層配線部金属電極22からなつている。次に、非
晶質水素化シリコンからなるダイオード層を基板
1上に堆積する。この時、金属電極21および2
2は一様に非晶質水素化シリコン層で被覆され
る。次に、通常のホトレジ工程を用いて非晶質水
素化シリコン上にそれぞれホトダイオードおよび
分離ダイオードに対応するホトレジストパターン

縁層を形成し、ホトエツチング法により所定の位

ると二層配線部金属電極22とITO透明電極7お
よびAl配線パターン81との電気的導通が不良
となる。この導通不良の一例を第2図に示す。ち

した素子のコンタクト面積に比し2桁〜3桁大き

なコンタクトの40倍以上(第1図に示した素子の
コンタクト抵抗に面積換算して100KΩ以上)の
抵抗値になつている。これは、Cr表面がCF4ガス
のプラズマにさらされた時に生じたCr表面の極
めて薄い絶縁性の被膜がCrとITOとのコンタク
ト界面に介在することに起因すると考えられる。
この絶縁性の被膜が生じると、等価回路的にみ
て、ホトダイオード3、分離ダイオード4に対し
て直列に高い抵抗がつながつたことになり、ホト
ダイオードで受けた光信号を早いスピードで見出

は、ウエツトエツチング法に比しレジストのはが
れに起因する加工精度の低下が少ないことおよび
ホトエツチング工程における最高熱処理温度も
200℃以下で行なえ非晶質水素化シリコン膜の膜
質の劣化を起さないことなどの利点があるため、
一般に広く用いられる方法である。弗化炭素系の
ガスとしては、通常、CF4ガスを用いるが、
C2F6、C3F8、CClF3、C2ClF5、CBrF3ガスを用

上、特に問題とはならないが、二層配線用の下部
電極パターン22上では、前述した如くCr/
ITOコンタクト63およびCr/Alコンタクト6
4でコンタクト不良となり、電気的特性上問題と

によつて確認することができる。上記の分析の結
果、上記絶縁性膜はCrの弗化物を主体とする膜
であることが判明した。その他に不純物として若
干の炭素の存在も確認されている。この絶縁性被
膜の膜厚は5〜100Å程度と極めて薄く、通常は
電流を完全に遮断することはなく、第2図の曲線
bに示したような導通不良として観測される。従
つて、上記絶縁性被膜を非晶質水素化シリコン膜
のプラズマエツチング工程以降からITO透明電極

酸−水系のエツチング液で除去しやすいことがわ

した後、さらにO2ガスプラズマにさらして、ク
ロムの弗化物を主体とする絶縁性被膜中の弗素の
一部を酸素に置換し、これを塩酸−硝酸−水系の
エツチング液に浸漬して除去することを試みた。

曲線fに示すようにさらに劣化するが、塩酸−硝
酸−水系のエツチング液に浸漬することにより、

ンサの製造方法を示す画素部の断面図である。絶

用いたホトエツチング工程により所望の電極パタ

式グロー放電CVD装置内に設置し、反応室内に
放電ガスとして10%SiH4ガスを含んだH2ガスを

層、32,42はi型導電層、33,43はp型
導電層、10はホトレジスト、11はCF4プラズ
マである。第5図において、ホトレジスト10で
被覆されていない部分はCF4プラズマにさらされ
金属クロムパターン21,22表面上にはCrの
弗化物を主体とする絶縁性の被膜が形成される。
この時のプラズマエツチング条件はCF4ガス圧

さらに、H3PO4−HNO3−H2O系のエツチング液
を用いたホトエツチング法により二層配線用の
Al電極パターン81,82を形成する。この時、
ITO膜はホトレジで被覆されておりAlのエツチ
ング液に触れることによつて生ずる電気化学的な
ITO膜の溶出を防いでいる。Al電極パターン形
成後、ITOの保護膜を酸素プラズマアツシヤ法に
より除去すると第11図に示す如きコンタクト穴

Claims (1)
極パターンを形成する工程と該金属電極上に少な
くとも弗素を含むガスを含むガスを用いたプラズ
マエツチング法でエツチング可能な物質よりなる
膜を堆積する工程と、該エツチング可能物質膜を
少なくとも弗素を含むガスを含むガスを用いたプ
ラズマエツチング法で所望のパターンに加工する
工程と、上部の配線パターンを形成する工程とを
少なくとも含む薄膜素子の製造工程において、上
記弗素を含むガスのプラズマエツチング工程で露
出した少なくともCrを含む上記第一層金属電極
表面上に、上記弗素を含むガスのプラズマが作用
することによつて生ずる絶縁性の被膜を除去する
工程を有することを特徴とする薄膜素子の製造方
法。 2 上記弗素を含むガスは、弗化炭素系のガスで
あることを特徴とする特許請求の範囲第1項記載
の薄膜素子の製造方法。 3 上記エツチング可能物質がシリコンを主体と
した非晶質材料よりなることを特徴とする特許請
求範囲第1項又は第2項記載の薄膜素子の製造方
法。 4 上記エツチング可能物質が水素を含有する光
電変換膜であることを特徴とする特許請求の範囲
第1項乃至第3項のいずれかに記載の薄膜素子の
製造方法。 5 該エツチング可能物質が少なくともSiO2あ
るいはSi3N4を含む二層配線用絶縁膜であること
を特徴とする特許請求の範囲第1項乃至第4項の
いずれかに記載の薄膜素子の製造方法。 6 上記の薄膜素子の製造工程が少なくともCr
を含む金属電極を光センサ部および二層配線部か
らなる所定のパターンに形成する工程と、該金属
電極上にシリコンを主体とし水素を含有する非晶
質材料よりなる光電変換膜を一様に堆積した後該
金属電極の光センサ部上に弗素を含むガスを用い
たプラズマエツチング法により所定のパターンの
光電変換膜を形成する工程と、二層配線用の絶縁
膜を形成した後該金属電極および該光電変換膜上
に所定の形状にコンタクト穴を形成する工程と酸
化インジウム−酸化錫系透明電極を所定のパター
ンに形成する工程と、上部配線パターンを形成す
る工程とよりなる受光素子製造工程であることを
特徴とする特許請求の範囲第1項乃至第5項のい
ずれかに記載の薄膜素子製造方法。 7 上記の絶縁性の被膜を除去する工程が塩酸−
硝酸−水系のエツチング液に浸漬する工程である
ことを特徴とする特許請求範囲第1項乃至第6項
のいずれかに記載の薄膜素子製造方法。 8 上記の絶縁性の被膜を除去する工程が該被膜
を酸素プラズマ中にさらした後に塩酸−硝酸−水
系のエツチング液に浸漬する工程であることを特
徴とする特許請求範囲第1項乃至第6項のいずれ
かに記載の薄膜素子製造方法。 9 上記の絶縁性の被膜を除去する工程がHCl含
有量36wt%の濃塩酸組成20〜80vol%、HNO3含
有量64wt%の濃硝酸組成1〜20vol%の組成範囲
内にある塩酸−硝酸−水系のエツチング液に浸漬
する工程であることを特徴とする特許請求範囲第
1項乃至第8項のいずれかに記載の薄膜素子製造
方法。 上記の絶縁性の被膜を除去する工程が35〜55℃
の液温範囲にある塩酸−硝酸−水系のエツチング
液に浸漬する工程であることを特徴とする特許請
求範囲第1項乃至第9項のいずれかに記載の薄膜
