[Industrial Application Field] The present invention relates to a method for producing electrolytic copper foil, and more specifically, when copper foil is obtained by electrolysis, 60% by volume or more of the electrolytic solution is treated with activated carbon within 20 minutes. This invention relates to a method for producing electrolytic copper foil used for copper-clad laminates, etc., which has significantly improved elongation, bending resistance, etc. [Problems to be solved by the invention] In recent years, in the field of electronics industry including computers, in order to increase the density and reliability of circuits,
2. Description of the Related Art Multilayering of circuits is becoming popular, and multilayer printed circuit boards are in particular being used. Conventionally, electrolytic copper foil has generally been used as the copper foil for copper-clad laminates used in this printed circuit board. This electrolytic copper foil uses a rotating cathode drum, passes an electrolytic solution containing additives such as glue into an electrolytic bath, and electrodeposit copper onto the rotating cathode drum. A continuous electrolytic method is used to strip off the copper foil. The electrolytic copper foil manufactured by this conventional method has 170
The mechanical properties are not significantly improved by heat treatment at a low temperature of around 0.degree. C., and the foil is more likely to break when bent than rolled copper foil. In addition, this electrolytic copper foil is particularly effective when hot (e.g. 180
℃ atmosphere) is low at around 3.0% or less, and the ANSI standard for copper foil, IPC-CF-150E, classifies it into classes 1 to 4 based on performance. In particular, in class 4, by heat-treating the copper foil, we have varieties that have a hot elongation rate of 4.0% or more at 180°C, and if not heat-treated, the elongation rate at 180°C will be 4.0% or more.
It was believed that it would be difficult to achieve a rate of 4.0% or higher. Furthermore, such electrolytic copper foil is prone to cracks in the copper foil during the process of applying thermal stress during the manufacture of printed circuit boards, especially printed circuit boards, and is difficult to use for flexible printed wiring boards where bending resistance is important. was lacking in reliability. An object of the present invention is to provide a method for manufacturing an electrolytic copper foil that has elongation at room temperature and hot temperature and has mechanical properties equivalent to or better than rolled copper foil, which was not possible with conventional electrolytic copper foil. It's about doing. [Means and effects for solving the problem] The present inventors have developed a so-called hot (for example, 180 We have conducted dozens of tests on the production of electrolytic copper foil that has a high temperature (in an atmosphere of 0.3 °C). Among them, when activated carbon treatment is carried out for the purpose of cleaning the electrolyte, 60% by volume of the electrolyte used for electrolysis
Using an electrolyte solution that has been continuously treated with activated carbon,
It has been discovered that electrolytic copper foil with very unique mechanical properties can be created by immediate electrolysis, leading to the present invention. That is, the present invention aims to conduct electrolysis using an electrolytic solution containing 60% by volume or more of an electrolytic solution that has been treated with activated carbon for 20 minutes or more, and to obtain a copper foil with a hot elongation rate of 8.5% or more at 180°C. The feature lies in the manufacturing method of electrolytic copper foil. In order to obtain an electrolytic copper foil according to the present invention, 60% or more by volume of the electrolytic solution used for electrolysis is treated with activated carbon. If the amount of activated carbon treated is less than 60% by volume, an electrolytic copper foil having a high hot elongation rate cannot be obtained. In addition, this activated carbon-treated electrolyte is
It is necessary to use a foil that has been treated with activated carbon for less than 20 minutes, and even if it is used for more than 20 minutes, an electrolytic copper foil having a similarly high hot elongation rate cannot be obtained. Although it has been conventionally practiced to treat the electrolyte with activated carbon for the purpose of cleaning the electrolyte, the activated carbon-treated electrolyte is not electrolyzed within 20 minutes as in the present invention, and is left in the drum for at least one day. It is usually stored in cans, etc. Next, the method for manufacturing the electrolytic foil of the present invention will be explained based on FIG. FIG. 1 is a schematic diagram showing an example of a continuous electrolysis system for manufacturing the electrolytic copper foil of the present invention, in which 1 is an electrolyte introduction line, 2 is an activated carbon packed tower, 3 is an electrolytic tank,
Reference numeral 4 indicates a cathode drum, 5 an insoluble anode, and 6 an electrolytic copper foil, and arrows indicate the flow of electrolyte. The continuous electrolysis method itself is almost the same as the conventional method, but it is characterized by passing a certain amount of the electrolyte through a bed of activated carbon just before electrolysis, processing it at a superficial velocity of 30cm/sec or less, and providing it for electrolysis within 20 minutes. be.
That is, a certain amount of the electrolyte introduced from the electrolyte supply line 1 is introduced into the activated carbon packed tower 2 and treated with activated carbon. They are combined together and introduced into the electrolytic cell 3, where electrolysis is performed. During this electrolysis, it is necessary in the present invention that 60% by volume or more of the electrolytic solution in the electrolytic cell 3 be an electrolytic solution that has been treated with activated carbon for less than 20 minutes. This electrolysis is performed using a cathode drum 4 and an insoluble anode 5, and electrolytic copper foil 6 is deposited on the cathode drum 4. The electrolyte composition, electrolysis time, current density, bath temperature, etc. during this electrolysis are appropriately determined as desired. The electrolytic copper foil 6 deposited on the cathode drum 4 is peeled off and used for applications such as copper-clad laminates. The electrolytic copper foil produced in this way has a different electrodeposition state due to both the cleaning effect of the activated carbon in the electrolyte and the effect that is thought to be caused by the redox action of the metal cations in the electrolyte. is,
Compared to conventional electrolytic copper foil, it has better mechanical properties in all respects, and even when compared to rolled copper foil, it exhibits physical property values that are equal to or better than rolled copper foil. In particular, the hot elongation is dramatically increased compared to conventional electrolytic copper foil, and the bending resistance after heating is also extremely good. Note that the cleaning effect of activated carbon in the electrolytic solution referred to here refers to the adsorption and removal effect of organic matter by conventionally known activated carbon. Further, the effects considered to be caused by the oxidation-reduction of metal cations in the electrolytic solution refer to the following effects. In other words, trivalent iron ions and hexavalent chromium ions contained in the electrolyte are reduced at the cathode (copper foil deposition surface) during electrolysis to become divalent iron ions and trivalent chromium ions. As a result, the copper precipitated crystal plane is disturbed and becomes irregular crystals, making the copper precipitate (copper foil) brittle. However, activated carbon treatment removes these trivalent iron ions and hexavalent chromium ions. is reduced in advance, and the metal reduced at the cathode during electrolysis is almost exclusively copper, which is presumed to improve the hot elongation of the resulting copper foil. If more than 20 minutes elapse after activated carbon treatment, the reduced divalent iron ions and trivalent chromium ions will be oxidized by dissolved oxygen from the atmosphere, resulting in this effect. It is considered that this is not possible. Also, during electrolysis, divalent iron ions and trivalent chromium ions are oxidized by anodic oxidation, and new trivalent iron ions and hexavalent chromium ions are generated, so after treating the electrolyte with activated carbon, It is necessary to subject it to electrolysis within 20 minutes (within a short period of time). [Examples] The present invention will be specifically described below based on Examples and Comparative Examples. Example 1 Copper sulfate (CuSO 4 5H 2 O) 280 as electrolyte
~360g/, sulfuric acid 100~150g/using a sulfuric acid acidic copper sulfate solution, liquid temperature approximately 50℃, current density 50~
Electrolysis was carried out at 100A/ dm2 . Continuous electrolysis was performed at a superficial velocity of 30 cm/sec, and 80% by volume of the electrolyte to be subjected to electrolysis was continuously treated with activated carbon. In addition, the time after activated carbon treatment until it was subjected to electrolysis was 5 minutes. The tensile strength, elongation, and MIT bending resistance of the 35 μm electrolytic copper foil obtained in this way were measured in the normal state (23°C), after heating (180°C, after heating for 1 hour), and during hot (180°C).
Table 1 shows the standards for classes 1 to 4 stipulated in IPC-CF-150E, and micrographs (1000x) showing the metal structure of electrolytic copper foil in normal state and after heating are shown in Figure 2 a and b. . Comparative Example 1 Using the same electrolyte as in Example 1, continuous electrolysis was carried out under the same electrolytic conditions as in Example 1 without any activated carbon treatment. The normal state of the 35 μm electrolytic copper foil obtained in this way,

[Table] As shown in Table 1, the electrolytic copper foil of Example 1 satisfies all required physical properties of IPC-CF-150E classes 1 to 4 without heat treatment, and also has bending resistance within a preferable range. It is in. On the other hand, the electrolytic copper foil of Comparative Example 1 does not satisfy the normal elongation of Class 2 or the hot elongation of Classes 3 and 4, and requires heat treatment, and the bending resistance is also lower than that of Example 1. shows a lower value compared to . Further, the rolled copper foil of Comparative Example 2 does not satisfy the normal elongation of classes 1 to 4, requires heat treatment, and exhibits a lower bending resistance than Example 1. In addition, the metal structures of the copper foils of Example 1 and Comparative Examples 1 and 2 in normal state and after heating are shown in FIGS. 2 to 4 a and b, respectively. After heating for 1 hour, megacrystalization, which is clearly different from that of the electrolytic copper foil of Comparative Example 1, was observed (see FIG. 2b), and the same phenomenon as that of the rolled copper foil of Comparative Example 2 occurs.

The electrolytic copper foils of Examples 5 to 7 obtained by electrolysis using an electrolytic solution within 20 minutes had high hot elongation, whereas the electrolytic copper foils obtained by electrolyzing using an electrolytic solution after 30 minutes of activated carbon treatment had high hot elongation.
