(Prior art) A focused ion beam device ionizes atoms, extracts them to form a beam, and irradiates a material with the ion beam to change the shape and properties of the material, or to generate secondary ions generated from the material. This is a device that attempts to analyze a substance by measuring its mass number. FIG. 5 is a diagram showing an example of the electrical configuration of a conventional ion beam device. In the figure, 31 is an acceleration voltage generation circuit that generates high voltage for accelerating the ion beam, 32 is an emitter that emits ions, and 33
34 is an extraction electrode for extracting ions emitted from the emitter 32, and 34 is a power supply for applying an extraction voltage to apply a potential to the extraction electrode 33. For example, about 200 KV is used as the output voltage of the accelerating voltage generation circuit 31, and about 5 KV is used as the supply voltage of the extraction voltage application power source 34, for example. 35
36 is a multi-stage acceleration tube that accelerates the ion beam passing through the tube, and 36 is a voltage divider that applies multiple acceleration voltages to the acceleration tube 35. As the voltage divider 36,
For example, a voltage dividing resistor for high voltage resistance is used. 37 is a condenser lens composed of an electrostatic lens and focuses the ion beam, and 38 is a mass separator that separates ions having different masses among the passing ions. The mass separator 38 applies a magnetic field and an electric field perpendicular to the magnetic field to the passing ions to remove unnecessary ions. In other words, it takes advantage of the fact that the trajectory of ions passing through a magnetic field is bent more significantly in descending order of mass, and then removes unnecessary ions by applying an electric field perpendicular to the magnetic field to make the necessary ion beams travel straight. It is. 39 is an objective lens also composed of an electrostatic lens; 4
0 is a deflector that scans the ion beam in the X and Y2 directions, and 41 is a sample that is finally irradiated with the ion beam. 42 is a voltage divider to which the output voltage of the accelerating voltage generation circuit 31 is applied, and like the voltage divider 36, for example, a high voltage dividing resistor is used. The voltage divider 42 is provided with taps A and B as shown in the figure, and the divided voltage of tap A is applied to the objective lens 39, and the divided voltage of tap B is applied to the condenser lens 37. The operation of the device configured as described above will be explained as follows.

FIG. 6 is a diagram showing the trajectory of the ion beam thus formed until the sample 41 is irradiated. The numbers in the figure correspond to the numbers of the components in FIG. The applied voltage is an acceleration voltage as an example.
In the case of 200KV, the voltage of condenser lens 37 is
The voltage of the objective lens 39 is about 100KV. Since these lenses are electrostatic type, they must be vacuum insulated because of the need to apply the high voltage mentioned above. Therefore, a high vacuum is maintained inside the tube. When the sample is replaced with a new sample after the sample has been processed, each time a sample is introduced from the outside, it is necessary to introduce air into the tube, bring it to atmospheric pressure, then replace the sample, and then remove the air to create a vacuum. It is time consuming and expensive and uneconomical. Therefore, it is desirable to replace it while it is in a vacuum state. For this reason, a magnetically coupled sample exchange rod is attached to a device such as a focused ion beam device to exchange the sample. A cross-sectional view of the magnetically coupled sample exchange rod is shown in FIG.
A permanent magnet 1 forms a magnetic circuit with the pole piece 2, and by moving the permanent magnet 1 from the outside, the pole piece 2 is moved without contact. A pipe 3 serves as a vacuum container and is connected to the main body of a focused ion beam device, etc., and is made of a non-magnetic material so as not to affect the magnetic circuit formed by the permanent magnet 1. 4 is a pipe shaft that is rolled and guided by two linear motion bearings 5. 6 is a rotating shaft that is supported by two rotating bearings and rotates. 8 is an O-ring that serves as a seal with the main body and maintains the vacuum inside the main body. The screw 9 is a screw for attaching the sample carrier 10 and exchanging the sample 11. Move the permanent magnet 1 to the right in the figure to transport the sample carrier 10 to the sample carrier 12 inside the tube of the main body, then rotate the permanent magnet 1 around the pipe 3, rotate the screw 9, and move the sample carrier 10 to the sample carrier 10. is removed and placed on the sample stage 12.

(Problem to be solved by the invention) In the above operation, the pole piece 2 is attracted in the radial direction by the permanent magnet 1 and comes into contact with the inner surface of the pipe 2, thereby moving the sample carrier 10 in the axial direction of the pipe 3. When an attempt is made to move the pole piece 1 and the inner surface of the pipe 2, the pole piece 1 and the inner surface of the pipe 2 move in a state of sliding contact, creating resistance. The use of lubricants for sliding contact to facilitate movement cannot be used because the interior is under high vacuum, and lubricants dissolved in oil or solvents may evaporate and impair the degree of vacuum. Therefore, the inner surface of pipe 2 and pole piece 3
It is necessary to increase the gap A between the outer peripheries of the permanent magnet 1, but this increases the magnetic resistance of the magnetic circuit formed by the permanent magnet 1 and causes a decrease in the attractive force of the permanent magnet 1.

The present invention was made in view of the above points, and its purpose is to create a gap between the pole piece 2 and the pipe 3 by the attraction of the permanent magnet 1 even if the distance between the pole piece 2 and the inner surface of the pipe 3 is small. It is an object of the present invention to provide a magnetically coupled sample exchange rod whose resistance to mutual movement can be reduced.

FIG. 1 is a sectional view showing an embodiment of the present invention.
The same parts as in FIG. 4 are designated by reference numerals. 20 is a rolling guide mechanism and the pole piece 2 of the pipe shaft 4
It is installed near the. Figure 2 is A-A of Figure 1.
A sectional view, and FIG. 3 is a perspective view of the rolling guide mechanism 20.
FIG. In FIGS. 2 and 3, 22 is a movable body having two guide holes parallel to its lateral surface. A pipe 24 is passed through this hole, a bearing shaft 25 is inserted therein, and rotary bearings 23 are inserted into both ends of the bearing shaft 25. This rolling guide mechanism 20 is in contact with the inner surface of the pipe 3 through four rotary bearings as shown in FIG.
3, there is rolling contact with the inner peripheral surface of the pipe, and there is no sliding contact, allowing smooth movement.
Incidentally, rotation is performed by a rotary bearing 7. Next, the contact between the rotary bearing 23 and the pipe 3 will be considered.

c, d, and e are dimensions determined from the component dimensions, but the length b is based on the bearing shaft 2 of the bearing 23.
5, and by adjusting b, the diameter a of the circle changes. There are no parts that are fixed to the pipe 3 that make up this rolling guide mechanism 20, so if the inner circumference of the pipe 3 has a good roundness, the four rotating bearings 2
3 and the inner periphery of the pipe 3 is almost uniform and there is no uneven contact. Therefore, in this guide mechanism, by adjusting the lengths of the two pipes 24, it is possible to easily obtain a highly accurate linear rolling guide mechanism that matches the inner diameter of the pipe 3. Although the present invention has been explained using a focused ion beam as an example, the present invention can also be applied to other high vacuum devices such as an electron microscope and an electron probe microanalyzer.

(Effects of the invention) As the rolling guide mechanism is installed near the pole piece as explained above, even when attracted by the magnet, it comes into contact with the inner surface of the pipe via the rotating bearing of the rolling guide mechanism, causing slippage. The sample can be selected into the focused ion beam apparatus body by smoothly moving inside the pipe without having to do so.
