Description
〔技術分野〕
本発明は、分子中に少なくとも1個のSi−H結
合あるいはSi−Si結合を有する一般式SixHyOz
(ただしxは1以上の正の整数、yおよびzはそ
れぞれ2x+2、2xを越えない正の整数でありど
ちらか一方は0でない)で表わされるケイ素化合
物から、一般式SilH2l+2(lはx以下の1以上の正
の整数)で表わされる水素化ケイ素を製造する方
法に関する。
〔背景技術〕
近年、エレクトロニクス工業の発展に伴い、多
結晶シリコンあるいはアモルフアスシリコン等の
半導体用シリコンの需要が急激に増大している。
水素化ケイ素はかかる半導体用シリコンの製造原
料として最近その重要性を増しており、特にシラ
ン(SiH4)、ジシラン(Si2H6)は太陽電池用半
導体の原料として、今後大幅な需要増加が期待さ
れている。
従来、水素化ケイ素の製造方法にはいくつかの
方法が知られているが、それらの中でケイ素化マ
グネシウムのごときシリコン合金と酸との反応に
よるたとえば下記式の方法は、特に実施容易で経
済的な方法として古くから知られている。

しかしながら、この方法においては、利用価値
の高いSiH4、Si2H6以外にも高級シランが相当量
生成し、また例えば、水を溶媒に用いた場合に
は、常温常圧で反応が実施できるものの、Mg2Si
中のSiの実に約半分もが一般式SipHqOr(pは3
以上の正の整数、qおよびrはそれぞれ2p+2、
2pを越えない正の整数で、どちらか一方は0で
ない)で表わされる無価値なケイ素化合物となつ
てしまうため経済性に乏しい。
この他ケイ素のハロゲン化物を還元して水素化
ケイ素を製造する方法を採用した場合においても
かなりの量の高級シランが副生することが知られ
ている。例えば、

の反応によつてSi2H6を製造する場合において
は、Si3H8などの高級シランが相当量生成する。
一方、高級シランSinH2n+2(mは2以上の正の
整数)は、加熱分解あるいは無声放電等によりそ
の一部をSiH4やSi2H6に変え得ることが報告され
ているが、そのSiH4、Si2H6への転化率はきわめ
て低く未だ不充分である。
本発明者らは、上記の点に鑑み、鋭意検討した
ところ、従来法において副生する種々のケイ素化
合物は大部分SixHyOzなる一般式で表現されるも
のであり、またこれらのほとんどが分子中に少な
くとも1個のSi−H結合、あるいはSi−Si結合な
る活性部位を有していて特定の物質との反応処理
を施すことによつて、高収率で所望のSiH4や
Si2H6等の水素化ケイ素に転化しうることを見い
出した。
〔発明の目的〕
本発明の目的は、上記のごとき従来法において
副生する種々のケイ素化合物(これらは分子中に
少なくとも1個のSi−H結合あるいはSi−Si結合
を有する一般式SixHyOzで表わされるものであ
る)をSiH4、Si2H6等の経済的に価値のある水素
化ケイ素に高収率で変換する方法を提供すること
である。
〔発明の開示〕
本発明に従つて、分子中に少なくとも1個のSi
−H結合あるいはSi−Si結合を有する一般式Six
HyOz(ただしxは1以上の正の整数、yおよびz
はそれぞれ2x+2、2xを越えない正の整数であ
りどちらか一方は0でなくまたx=1の場合はz
は0ではない)で表わされるケイ素化合物を、ア
ルカリ金属および/またはアルカリ土類金属の水
酸化物と接触と反応させることにより、一般式
SilH2l+2(ただしlはx以下の1以上の正の整数)
で表わされる水素化ケイ素を製造する方法が提供
される。
〔発明の詳細な開示〕
以下、本発明を詳細に説明する。
本発明において原料として用いられるケイ素化
合物とは、一般式SixHyOz(ただしxは1以上の
正の整数、yおよびzはそれぞれ2x+2、2xを
越えない正の整数であり、どちらか一方は0でな
い)で表わされるものであり、分子中に少なくと
も1個のSi−H結合あるいはSi−Si結合を含むも
のである。具体的には例えば、ジシラン
(Si2H6)(通常はジシランはそれ自体有用であ
り、転化の必要はないが、モノシランが特に必要
なときはジシランを原料としてモノシランとする
意義がある)、トリシラン(Si3H8)、n−テトラ
シラン(Si4H10)、イソテトラシラン(Si4H10)、
シクロヘキサシラン(Si6H12)、プロシロキサン
(SiH2O)、ポリシレンSiH3(―SiH2―)oSiH3、ジシ
ロキサン(Si2H6O)、トリシロキサン
(Si3H8O2)、テトラシロキサン(Si4H10O3)、シ
ロキセン((Si2H2O)n)などがあげられる。こ
れらは単独でまたは2種以上混合して用いること
も可能である。またこれらは後述するようにアル
コール、エーテル、炭化水素あるいはハロゲン化
炭化水素などの希釈剤に溶解あるいは懸濁して使
用することも可能である。また、後記するごとく
反応の相系に応じて気相、液相、固相のいずれに
おいても用い得る。
また本発明で使用するアルカリ金属およびアル
カリ土類金属の水酸化物とは、例えばLiOH、
NaOH、KOH、RbOH、CsOH、Be(OH)2、
Mg(OH)2、Ca(OH)2、Sr(OH)2、Ba(OH)2な
どであり、これらは固体状態で用いることもでき
るが、水、アルコールなどの溶媒あるいは媒体に
溶解あるいは懸濁させて用いることが望ましい。
なお、Li2O、Na2O、K2O、BeO、MgO、CaO、
あるいはSrOなどのようなアルカリ金属もしくは
アルカリ土類金属の酸化物を水の存在下にて用い
る場合も、実際にはこの条件下では容易に対応す
る水酸化物が形成されるものであるから、本発明
におけるひとつの実施態様と考えられることはい
うまでもない。
これら水酸化物の使用割合は、特に制限はない
が原料のケイ素化合物中のケイ素に対して、大略
0.0001乃至100倍モルの範囲であることが好まし
い。
水酸化物の使用量が0.0001モル比未満であると
反応速度が極めて遅くなりしたがつて通常の反応
時間では転化率が低くすぎて実際的でなく、また
100倍モルを越えて使用した場合は反応が過度に
加速され生成目的物自体がさらに分解する傾向が
無視できなくなる。
本発明は要するに、上記のごとき原料たるケイ
素化合物をアルカリ金属の水酸化物等と接触さ
せ、おそらくそのある種の触媒的機構を通じて反
応せしめて所望の水素化ケイ素へと転化せしめる
ものであつて基本的には、ケイ素化合物とアルカ
リ金属水酸化物等を気相、液相、固相(気−固、
液−固等、異相系反応も含む)のいずれかの状態
で接触させることによつて反応は実質的に進行す
る。しかしながら、より反応をスムースに進行さ
せたり、速度のより容易な制御や取り扱いの便宜
上、反応系内に水あるいはアルコールもしくはア
ミンや硫化水素を存在せしめることが好ましい。
かかる水等は前述のごとく原料ケイ素化合物やア
ルカリ金属水酸化物等の溶媒または懸濁媒体とし
て溶液等の形で系内に導入してもよいし、またこ
れを蒸気の形で系内に導入してもよい。
なお、具体的には最も実施し易い方法として、
例えば以下のような方法を採用できる。
(1) 溶媒中にケイ素化合物と水酸化物を溶解、あ
るいは懸濁させ、反応させる方法。
(2) 固体上、あるいは溶媒に溶解又は懸濁させた
水酸化物にガス状のケイ素化合物を流通させる
方法。
しかしながら、本発明は、これらの方法に限定
されるものでないことはもちろんである。
この場合用いられる溶媒としては、例えばケイ
素化合物に対する溶解性にすぐれているエーテ
ル、炭化水素、ハロゲン化炭化水素などが、ある
いは水酸化物に対する溶解性にすぐれている水、
アルコールなどがあげられる。
更に具体的にこれらを例示すれば、ジエチルエ
ーテル、ジ−n−ブチルエーテル、エチル−1−
クロルエチルエーテル、エチレングリコールジメ
チルエーテル、テトロヒドロフラン、ジオキサ
ン、シフエニルエーテル、1,1−ジエトキシエ
タン、アニソール、ブタン、ペンタン、ヘキサ
ン、ヘプタン、オクタン、1−ヘプテン、シクロ
ヘキサン、シクロヘキセン、トルエン、塩化メチ
ル、三フツ化三塩化エタン、二フツ化エタン、四
フツ化二塩化エタン、メチルアルコール、エチル
アルコール、イソプロピルアルコール、グリセリ
ン、フエノール、シリコーンオイル、などがあげ
られる。
これらは2種以上混合して用いることもできる
が、通常少量の水あるいはアルコールを含有する
ことが好ましい。
本発明を実施する場合の反応温度については特
に制限はなく、0℃〜100℃程度が通常採用され
るが、液相で反応を行う場合には室温で反応は充
分進行する。
ただし反応温度、反応時間(接触時間)、反応
様式等の反応条件は目的とする生成水素化ケイ素
が該水酸化物によつてできるだけ分解しないよう
考慮して選択する必要がある。例えばSiH4、
Si2H6の製造を目的とする場合には、これらのシ
ラン類も該水酸化物によつて更に分解するため、
接触時間があまりに長過ぎるとSiH4、SiH6の収
率が低下し好ましくないことを本発明者らは見出
している。反応中に用いる雰囲気ガスとしては、
該ケイ素化合物あるいは水素化ケイ素と反応しな
いものが望ましく、例えば水素、ヘリウム、アル
ゴン、チツ素などが好適なものとして用いられ
る。又本反応は通常、常圧下にて行なうが、加圧
下にても行ない得る。
〔発明を実施するための好ましい形態〕
以下、本発明を実施例によつてより具体的に説
明する。
実施例 1
容量4のセパラブルフラスコに、濃度20wt
%の塩酸水溶液2、ジエチルエーテル300gを
装入した。水素ガス雰囲気中、上記混合液が還流
している条件下(反応温度35℃)で更にケイ化マ
グネシウム60gを(粒度100乃至200メツシユ、
782mmol−Si)撹拌しながら200分かけて、0.3
g/minの一定速度で加え続けた。反応終了後
(ケイ化マグネシウム投入終了後)、反応液を0℃
に冷却し、静置後、ジエチルエーテル層約0.4
を分離した。反応器中の酸性水溶液は80℃にまで
昇温し、溶解している少量のジエチルエーテルを
追出し、上記二層分離したジエチルエーテル層と
混合した。反応中、二層分離および酸性水溶液の
加熱処理の操作の間に生成したガスは初め−70℃
に冷却したジエチルエーテルの入つたトラツプ
(トラツプ())にて、次に液体チツ素温度で冷
却したトラツプ(トラツプ())にて捕集した。
次に二層分離後のジエチルエーテル層およびト
ラツプ()中のエーテルを混合したものを、実
段数約3段の蒸留塔にて蒸留し、SiH4、Si2H6を
蒸留分離し、SiH4(bp−112℃)、Si2H6(bp−14.5
℃)を液体チツ素温度で冷却したトラツプ()
中に追加、捕集した。トラツプ()および蒸留
後のジエチルエーテル層に残つたSiH4、Si2H6、
Si3H8、Si4H10の量は、ガスクロマトグラフによ
り分析、定量した。
トラツプ()およびジエチルエーテル層中の
シラン類の量は以下に示す値であつた。

ーテルを追加し、ジエチルエーテル溶液()
0.5(含水量1.1wt%)を得た。この溶液()
中のSi濃度は0.648mmolSiatn/mlsoln、また
Si3H8、Si4H10の濃度はそれぞれ0.038mmol/
mlsoln.、0.024mmol/mlsolnであつた。
−15℃に設定した還流コンデンサ−を取り付け
た内容積約50mlの反応器に、粉状の水酸化ナトリ
ウム約0.7gを入れ、さらに上記のジエチルエー
テル溶液()を10ml装入し室温にて反応を行な
つた。反応は撹拌しながら行ない、また雰囲気ガ
スは水素とし、生成したガスは液体チツ素温度で
冷却したトラツプ中に捕集した。1時間後反応を
停止し、トラツプ中のSiH4、Si2H6の量をガスク
ロマトグラフにより分析、定量した。
SiH4、Si2H6の量は、それぞれ0.81mmol、
0.42mmolで、これは反応液として用いたジエチ
ルエーテル中のケイ素の25.5%に相当する。また
SiH4とSi2H6の生成割合は、ケイ素アトムベース
で(SiH4/Si2H6=0.96)であつた。
実施例 2乃至5
実施例1において、水酸化ナトリウムのかわり
に、粉状の水酸化リチウム、水酸化カリウム1.0
g、水酸化マグネシウム1.0gおよび水酸化カル
シウム1.3gを用いた以外は実施例1と同様に実
験を行なつた。
結果を第1表に示す。
実施例 6
実施例1において、粉状の水酸化ナトリウムの
かわりに、濃度40wt%の水酸化ナトリウム水溶
液1.5mlを用いた以外は、実施例1と同様に実験
を行なつた。

実施例 14
粒状の水酸化ナトリウム5gを充填させた反応
管(10ψ×50)に、水素ガスで希釈したSi3H8の
ガス(濃度5.5vol.%)、および水蒸気(濃度
2.0vol.%)をそれぞれ1.1mmol/hr.5.3mmol/
hrの一定速度で、室温下にて5時間流通させた。
生成ガスは液体チツ素で冷却したトラツプ中に捕
集し、反応終了後ガスクロマトグラフにより
SiH4、Si2H6の量を定量した。
結果を第1表に示す。
実施例 15
濃度20wt%の水酸化ナトリウム100mlを反応器
に装入し、これに水素ガスで希釈したSi3H8のガ
ス(濃度5.5vol%)を2.2mmol/hrの一定速度
で、室温下にて5時間吹込んだ。生成ガスは液体
チツ素で冷却したトラツプ中に捕集し、反応終了
後ガスクロマトグラフによりSiH4、Si2H6の量を

る場合において、副生する一般式SixHyOzで表わ
されるケイ素化合物の一部をアルカリ金属およ
び/またはアルカリ土類金属の水酸化物を接触さ
せることにより、きわめて容易にかつ収率良く有
用なSiH4、Si2H6等に変え得るもので、その産業
上の利用可能性はきわめて高いといわねばならな
い。なお、本発明の方法を従来のSiH4、Si2H6等
の水素化ケイ素の製造プロセスにおいて適用する
ことにより、該プロセス自体の経済性が大幅に向
上することはいうまでもない。
