Claims (1)
- 超高圧水銀灯等を光源とし、光源から放射され
る光から任意の輝線を含む狭い波長域の光を得る
ために干渉フイルタを使用する光源装置と原画を
投影レンズにより等倍又は縮小、拡大して結像転
写させる投影露光装置において、露光波長域変化
により結像性能が変化するのを防止するために前
記干渉フイルタの分光透過特性の中心波長シフト
の許容量以上の変化を光源装置に実装した状態で
判別することを特徴とする投影露光装置。
