The weight of processes such as etching thin film formation using discharge such as the ition method has been increasing more and more. The characteristics of these processes are that the potential difference generated between the plasma and the wafer is used to accelerate the ions, bombard the ions with the wafer surface, and the kinetic energy of them accelerates the directionality of etching and improves the quality of the grown film. Is the point that has been realized.

Therefore, what is most important in such a process is not only the potential difference between the plasma and the wafer when the plasma is being stably generated, but also between the plasma and the wafer immediately after the plasma is generated. It is the wafer potential immediately after the potential difference or plasma is extinguished, and the precise and precise control of this is the key to process control.

Generated by supplying high-frequency power in the range of several watts to 300 watts between the opposing electrodes 304 provided in the container 301 by the high-frequency power source 303 of 0 MHz and efficiently discharging the Ar gas introduced into the container 301. You can do it. The Si thin film 309 is formed by using silicon (Si) in which argon ions (Ar + ions) generated by the plasma are held in the upper electrode 305 by utilizing the potential difference generated between the plasma and the target 306.
Then, the target 306 is sputtered by its kinetic energy. The Si atoms ejected by the sputtering fly to the surface of the Si substrate 308 held by the lower electrode 307, and are adsorbed on the Si substrate by utilizing the potential difference generated between the plasma and the silicon substrate, and the Si thin film 309. Grow. The potential of the target can be set to an arbitrary value by the DC power supply 310. Actually, the potential of the target 306 is set to several V to 1000 V so that the target 306 can be efficiently sputtered. is there. The electric potential of the Si substrate 308 can be set by the DC power supply 311. By arbitrarily setting the electric potential in the range of an appropriate positive value to a negative value, the surface of the Si thin film 309 is Ar + ion. It is possible to re-sputter with.

Under such low pressure and low power plasma generation conditions, plasma is not easily generated. Therefore, it is necessary to change the initial setting conditions in order to generate plasma. For example, the operation of increasing the Ar gas pressure in the depressurizable container to, for example, 10 mTorr and further increasing the high frequency power to, for example, 50 watts, and plasma are easily generated. At this time, the potential difference between the plasma and the Si substrate is, for example, 30V, and the potential difference between the plasma and the target is, for example, 70V. As soon as plasma is generated, the surface cleaning condition A
The initial setting conditions of r gas pressure of 5 mTorr and high frequency power of 10 watts have been restored. As described above, when the plasma generation conditions are low pressure and low power, plasma is less likely to be generated under the initial setting conditions. Therefore, the setting is changed to a condition in which plasma is easily generated, and then when the plasma is generated, the initial setting conditions are changed. It is necessary to perform the operation of returning. Plasma is A
When a high-frequency electric field exists between opposing electrodes in a depressurizable container in which r gas is introduced, very few charged particles (eg, ions, electrons) originally present in the gas (eg, Ar gas). Are accelerated and reciprocate between these electrodes, and the number rapidly increases while collisional ionization with neutral atoms or molecules in the gas is repeated, eventually leading to dielectric breakdown under appropriate conditions and causing discharge. It occurs when it occurs. When the gas pressure is low, the mean free path of, for example, electrons in the gas becomes long, and the acceleration due to the electric field becomes large. Since the number of collisions of electrons between the electrodes is reduced, impact ionization becomes inactive and discharge is less likely to occur. Therefore, when the plasma generation conditions are low pressure and low power, it is necessary to temporarily change the setting conditions to high pressure and high power in order to generate plasma. When plasma is generated by such a method, adsorbed impurities (for example, natural oxide film, oxygen, carbon, heavy metals, etc.) on the surface of the Si substrate cannot be removed, and also plasma damage is given to the surface of the Si substrate. There is a problem that the quality of the thin film is deteriorated. Further, for example, in the case of a single-wafer processing apparatus, it takes a very long time to process each sheet, and there is a problem that throughput is not improved. In addition, when a semiconductor device is manufactured by using a Si thin film having a poor film quality and a plasma damage contained in a Si substrate, there is a problem that deterioration of high speed operation of LSI and deterioration of reliability occur.

Further, when the plasma treatment is performed at a low pressure, the uniformity of the plasma spatial distribution is improved and the mean free path of the ions is lengthened, so that the uniformity of the film quality can be reproduced, for example, in thin film formation. .. Anisotropic etching by the RIE method enables highly uniform etching with a high aspect ratio. However, when plasma is generated at a low pressure, if the pressure is changed to a high pressure in order to temporarily generate plasma, the plasma spatial distribution becomes non-uniform, and high quality thin film and highly uniform etching cannot be performed. There is a problem that it cannot be reproduced. Further, when the Si substrate itself, which is held on the electrode provided in the depressurizable container, is charged before the plasma is generated, the potential difference between the plasma and the Si substrate is generated from the outside when the plasma is generated. Since the constant value equal to the sum of the applied DC potential and plasma potential is not obtained, there is a problem that the film quality of the Si thin film is deteriorated.

When a Si thin film is formed on a Si substrate under a desired plasma condition, when the Si thin film is formed and the high frequency power is stopped and the plasma is extinguished, the surface of the Si thin film becomes plasma. It is charged by the ions or electrons inside, and there is a problem that plasma damage remains on the Si thin film formed by this charging. Further, if the surface of the Si thin film is charged, particles generated in the container during plasma generation adhere to the surface of the Si thin film, and an etching residue is generated in a subsequent step, for example, an etching step, and a pattern is formed in a photolithography step. There is a problem that a pattern not finished according to the mask occurs due to the notch of the pattern and the bridge of the pattern.

In the present invention, since the gas introduced into the depressurizable container is provided with the light projecting means for irradiating the ultraviolet light, the gas irradiated with the ultraviolet light is provided in the container before the high frequency power is supplied. It becomes possible to introduce it between the opposed electrodes. As a result, plasma is easily generated when high frequency power is supplied. When gas is irradiated with ultraviolet rays, ions and electrons are ionized. For example, in the case of Ar gas, Ar
Ionize into + ions and e - electrons. When high-frequency power is supplied between the opposing electrodes, a large number of, for example, Ar + ions and e electrons already exist between the opposing electrodes.
These Ar + ions and e electrons are accelerated by a high frequency electric field, and immediately collide with, for example, neutral atoms or molecules of Ar and repeatedly ionize and collide with each other, resulting in dielectric breakdown immediately, and plasma is easily generated. Occur. For example, Si
In the case of thin film deposition, S during plasma surface cleaning
The reproducibility of the effect of removing the adsorbed impurities on the surface of the i substrate is improved, and since no plasma doubling is introduced into the Si substrate, a high quality single crystal Si thin film can be formed. This is because the potential difference between the plasma and the Si substrate when the Si thin film grows on the Si substrate can be accurately and precisely controlled, and stable and high quality S
A thin film can be formed, and throughput can be improved.

Further, the gas irradiated with ultraviolet rays can be introduced between the opposing electrodes provided in the depressurizable container. When the supply of high frequency power is stopped and the plasma is extinguished, the surface of the Si thin film is positively or negatively charged. Then, when the gas irradiated with ultraviolet rays, for example, Ar gas, Ar + ions and e electrons are introduced toward the charged Si thin film surface, for example, if the Si thin film surface is positively charged, e When the electrons are efficiently neutralized and the surface of the Si thin film is negatively charged, Ar + ions are efficiently neutralized and it becomes possible to prevent electrostatic charge. Furthermore, since the antistatic property can prevent the adhesion of the Si thin film surface of the particles generated in the container during plasma generation, it is possible to manufacture an LSI that operates stably at high speed, improve reliability and improve yield. Can be realized.

The feature of this example is that an irradiation port having an irradiation unit for irradiating ultraviolet light is provided between opposing electrodes provided in a container capable of depressurizing. .. Since the connecting tube between the irradiation unit and the irradiation port is not for introducing ionized Ar + ions and e electrons into the space between the opposing electrodes 115 provided in the container 101 in an ionized state, the inner surface must be It need not be an insulating film. However, in order to keep the ionized state of ionized Ar + ions and e electrons for a long time, an insulating film is preferable on the inner surface of the connecting tube. Furthermore, in order to prolong the staying life of ionized Ar + ions and e electrons, it is desirable that the inner wall of the container is also provided with an insulating film. The rest of the configuration is the same as that of the first embodiment of the present invention and will not be described. Further, the problem to be solved by the present example and the means for solving the problem are exactly the same as in the case of the first embodiment of the present invention, and it is said that the same action and effect can be obtained. Needless to say.

As is clear from the above embodiment, it is necessary to accurately control the potential difference between the plasma and the Si substrate, and
Preventing the charge on the surface of the i substrate is very important for improving the quality of various thin films used as materials for VLSI.
To describe further, most of the process equipment used so far is mainly based on thermochemical reactions, and the only external controllable parameters are temperature, gas pressure, gas flow rate, and other parameters that are very limited. Met. Further, the same applies to the process using plasma. In the present situation, the Si substrate potential is controlled spontaneously, that is, the potential between the plasma and the Si substrate, that is, the self-bias is used to control the process. In the future, in the process of the submicron era, all process parameters must be controlled by electronics for higher quality and higher precision. At this time, the most important is the potential of the Si substrate to be processed, and it is clear that the use of the plasma processing apparatus according to the present invention is indispensable for that purpose.

In the above embodiment, the case where the bias sputtering apparatus is used has been described.
For example, RIE technology using plasma, plasma CVD
Technology, CVD or etching technology using ECR,
It goes without saying that the same effect can be expected by using the reactive bias sputtering technique or the like. Although the Si substrate is used as the object to be processed, a compound semiconductor or a material other than the semiconductor may be used. Further, although Ar gas is used as the gas for irradiating the ultraviolet light, an inert gas such as N 2 , He, Xe, Kr or the like may be used instead. Further, for example, a mixed gas of Ar gas and He gas, Ar gas and N 2 gas or the like may be used. Further, a mixed gas of Ar gas and reactive gas such as Ar gas and H 2 gas, CF 4 gas and O 2 gas, mixed gas of various reactive gases, or only reactive gas may be used. Further, the case of irradiating the gas introduced through the gas introduction port in the container as the light projecting means for irradiating the ultraviolet light and the case of irradiating between the opposing electrodes provided in the container have been described, It does not have to be configured to irradiate only one side with ultraviolet rays,
Both may be configured to irradiate ultraviolet rays at the same time. Further, the irradiation of ultraviolet light is not limited to being used as a means for generating plasma or a means for preventing charging after the plasma is extinguished, and irradiation may be continued even when the plasma is being stably generated.
