本発明はシリコン単結晶基板上の薄いシリコン
酸化膜をトンネルバリアに用いたトンネルトラン

め、必要とされるシリコン酸化膜膜厚は10〜20Å
と薄く、このような薄いシリコン酸化膜をピンホ
ール等なしに、再現性、制御性良く作製できる技
術が極めて重要になる。
