が、この方法で高速に変化する試料を観察すると、走査
コイル8による電子ビームの走査速度が試料の変化速度
に追従できず、全変化が重複して表示されてしまう。そ
こで試料変化を与えている駆動電源11と同期したパル
スゲート(偏向板3とアパーチヤ4との組合せ)を付加
する。このような構成にすると、試料上を走査する電子
ビームを、試料変化のある一定の位相のときにのみ照射
するように制御でき、その照射の瞬間の試料状態のみを
検出できる。第3図でこれを説明する。同図(A)のI
C(集積回路)の入力に第3図(B)に示す周期Tの入
力電圧波形をくり返し与えたとき、集積回路中のパター
ンA,Bの電圧が第3図(B)に示すように変化するも
のとする。前述のパルスゲートを、入力電圧の開始点か
ら時間t1だけ遅れて瞬間的に開くようにしてこれをく
り返せば、同図a点の位相での情報のみを検出すること
ができる。電子ビームの照射により試料から放出される
二次電子の有するエネルギー分布は、試料の電位によつ
て変化するので、第2図の検出器9と試料10の間に、
エネルギーアナライザ13をおくことにより、検出され
る二次電子の量と、試料電位を対応づけることができる
(特公昭47−51024号参照)。このストロボ走査電子顕
微鏡の主な使い方のひとつは、第3図(B)において、
時間t1を固定しておいて、電子ビームを試料上で二次
元走査して試料像を観察する方法で、像のコントラスト
は像中の各部分の電圧に依存するので、第3図(B)の
a点の位相における電位分布像となる。この例では、パ
ターンAの電位は−5V、パターンBの電位は+5Vな
ので、得られる画像は同図(C)のようにパターンAが
明るく、パターンBが暗く観察される。また、入力電圧
の開始点からパルスゲートまでの遅延時間を同図(B)
のt2とすれば、このときの電位分布像は同図のb点の
位相に対応するので、同図(c)とは逆にパターンBが
明るく観察される。この方法は一般にストロボ像モード
と呼ばれ、試料電位の測定精度は低いが、広い領域にわ
たる回路パターンの概略電位を知ることができるので、
回路断線などの不良の解析に特に有効である。他の方法
