のイオン種による注入処理を行うため、できるだけ短時
間で効果のある処理をすませることが装置の利用時間が
限られているので必要だったことによる。8MeVイオ
ン注入装置の場合は、イオン種はB+ およびSi+ の2
種類、注入エネルギーは1、2、4MeVの3種類、注
入イオン電流密度は試料温度の上昇を抑えるため0.1
μA/cm2 以下とし、注入量は1×1014ions/
cm2 、5×1014ions/cm2 および1×1015
ions/cm2 とした。なお、4MeV注入実験の
時、サーモラベルを2枚のPIではさんでイオン注入に
よる温度上昇をモニターしたところ、80℃を越えては
いなかった。
