せず効率のよい半導体の製造ができる。また、ノズル孔
14に他種類のガス状化合物が残留しそれが不純物となつ
て得られる半導体の品質を低下させるということがな
い。そのうえ、混合室24,30に連通する複数個のノズル
孔14を同一平面上に一定間隔で配設するとともに、上記
複数個のノズル孔14を2分割する位置に配設した供給管
42からV族化合物を反応室10内に供給するようにし、か
つ未反応の反応ガスを排出口20から反応室10の外部に排
出することにより、反応室10内に一定の流速の反応ガス
の流れを生じさせるようにしているため、基板300の表
面に均一状態で反応ガスを送ることができ、III−V族
化合物からなる半導体層を均一な状態で成長させること
ができる。また、第2の混合室30に排気弁36を設けてい
るためガス状化合物の基板300への断続的な供給も可能
になる。さらに、反応ガスの利用効率が高くかつキヤリ
アガスを用いる必要がないため使用ガスが少量になり、
廃棄等の処理が容易になる。

を設けるとともに、反応室の底面部に、上記保持部に保
持された基板に対して反応ガスを吐出する反応ガス供給
手段を設け、反応室の周壁もしくはこの周壁と上板との
間に反応ガス排出路を設け、かつ上記反応室の上板の上
方に加熱手段を位置決め配設した半導体製造装置。
