封止した半導体装置を、温度30℃、湿度95%に保持
した雰囲気に各種時間放置し、その後回路基板への半田
付けと同条件である230〜260℃×5〜15秒加熱
を行った。本実施例でのリードフレーム素材は真空蒸
着、イオンプレーティングならびにスパッタリングによ
り各種金属の薄膜を10nmから1μmの膜厚で被覆し
た。比較のためにコーティング無しのものを同様に処理
した。被覆金属Cr,Ti,Ni,CoのうちCrを表
1に示す条件でコーティングを施し、加熱後の樹脂のク
ラック発生状況を調査した結果を表2に示した。試験は
加熱後の放置時間に対するクラックの発生資料数を調べ
る事で行われ、分母が資料数、分子がその内のクラック
発生資料数を示している。表2から判るように金属被膜
を被覆したサンプルではリフロークラックは全く発生し
なかった。

【発明の効果】以上のように本発明によれば、一面ある
いは両面にドライコーティングによる金属を被覆したリ
ードフレームを製造し、これを樹脂封止半導体装置に使
用することにより、封止樹脂との接着が非常に強固にな
され、水分を吸収しても接着が剥離したり破壊が起こら
ず、そのため水分が界面に溜まることがないので従来問
題になっていたリフロー実装時の水分の急激な膨脹によ
るクラックの発生も起きない。また接着剥離も起きない
のでダイパッドコーナーでの応力集中も無く、極めて信
頼性の高い半導体装置を提供できる。尚、ドライコーテ
ィングも従来の方式を応用でき、安価な製造が可能であ
る。
