2. Description of the Related Art The element portion formed on the substrate surface of a semiconductor device is easily affected by the external environment. Therefore, a protective film is provided on the element surface to maintain reliability and the like. Conventionally, as such an organic protective film, a polyimide resin has come to be used in terms of film-forming properties, electrical characteristics, reliability, etc., and in particular, in recent years, an inorganic protective film and a polyimide resin film should be used together. Is becoming.

A semiconductor element having a protective film must be patterned on its surface, such as a through hole, or a pad to be electrically connected to external leads. Conventionally, the processing of the polyimide resin film has been performed with a strong alkali by a photo-etching process using a photoresist. This processing step is very complicated and takes a long time, and there is a problem in the toxicity of the etching solution. Therefore, in recent years, studies have been made to impart photosensitivity to the polyimide resin itself. A polyimide resin with photosensitivity does not require the use of a photoresist unlike a polyimide resin without photosensitivity, so the pattern creation process can be simplified and rationalized, and an etchant with high toxicity should be used. Since the patterning can be performed without using it, it is also excellent in safety and pollution, and the photosensitive polyimide resin is expected to become more important in the future.

The photosensitive polyimide resin of this system not only has a complicated manufacturing process of the resin itself but also involves a dehydrochlorination reaction at the stage of introducing a photosensitive group. However, there is a drawback that chlorine ions remain in the obtained polyimide resin, and the electrical characteristics and the reliability of the element using this resin film are poor.

This polyamic acid has a logarithmic viscosity in the range of 0.2 to 4.0 at 30 ° C. as a solution having a concentration of 0.5 g / 100 ml of N-methyl-2-pyrrolidone, and more preferably,
It is in the range of 0.3 to 2.0. The polyamic acid has an acid component and a diamine component in an organic solvent at 30 ° C. or lower, preferably 20.
It is obtained by carrying out an addition polymerization reaction at a reaction temperature of ℃ or less for 3 to 12 hours. As the organic solvent in this polymerization reaction, for example, N, N-dimethylsulfoxide, N, N-dimethylformamide, N, N-diethylformamide, N, N-dimethylacetamide, N, N-diethylacetamide,
Examples thereof include N-methyl-2-pyrrolidone and hexamethylenephosphoamide. These can be used alone or in combination of two or more. Depending on the acid component and diamine component used, it is also possible to synthesize a polyamic acid soluble in a general-purpose organic solvent, and in such a case, the polyamic acid obtained as described above is a poor solvent such as water or methanol. After being charged to the above to precipitate the polymer, it is sufficiently dried and then dissolved in a desired organic solvent to obtain a polyamic acid solution. The concentration of this polyamic acid solution may be appropriately determined depending on the purpose and method of use of the present invention, and is not particularly limited, but is usually 1 to 30%.

The polyfunctional latent electrophilic agent (C), which is one component of the photosensitive resin composition used in the present invention, is an electrophilic substitution such as carbocation with an acid generated from the photodegradable proton generator described above. The functional group capable of reacting is not particularly limited as long as it produces two or more functional groups in one molecule, but preferably the blocking acid is liberated when the carbocation is produced. Those are preferable. Specific compounds include, for example, 1,4-bis (acetoxymethyl) benzene, 1,3,5-tri (acetoxymethyl) benzene, 3,4-bis (acetoxymethyl) furan,
Examples include 1,4-bis (sulfoxymethyl) benzene, 1,3,5-tri (sulfoxymethyl) benzene, and 3,4-bis (sulfoxymethyl) furan, which may be used alone or
A mixture of two or more species can be used. The compounding ratio of the polyfunctional latent electrophilic agent is in the range of 1 to 50% by weight, preferably 50 to 20% by weight, based on the solid content of the polyamic acid. If the blending amount is less than 1% by weight, the cross-linking density between molecules becomes small, and sufficient sensitivity and resolution cannot be obtained.
When it exceeds 50% by weight, the storage stability of the resin composition and the physical properties of the finally obtained polyimide resin film are deteriorated, which is not preferable.

Next, using the photosensitive resin composition of the present invention,
An example of manufacturing a semiconductor device by forming a relief pattern on the surface of a semiconductor element will be described. First, a photosensitive resin composition is prepared by mixing a polyamic acid solution, a photodegradable proton generator and a polyfunctional latent electrophilic agent. This composition is applied on a semiconductor substrate by a conventional method such as spin coating or printing and dried to remove the organic solvent. Then, the obtained coating film is exposed through a negative type photomask with, for example, a low pressure mercury lamp, a medium pressure mercury lamp, a high pressure mercury lamp, an ultrahigh pressure mercury lamp, a xenon lamp or the like. After exposure, development is performed by spraying a developing solution to remove the unexposed portion or immersing the substrate in the developing solution. The developing solution is preferably an organic solvent capable of dissolving and removing the unexposed area in the coating film within an appropriate time, and examples thereof include N, N-dimethyl sulfoxide and N, N.
-Dimethylformamide, N, N-diethylformamide, N, N-dimethylacetamide, N, N-diethylacetamide, N-methyl-2-pyrrolidone, hexamethylenephosphoamide, etc., alone or mixed, and further added to these good solvents. On the other hand, a poor solvent such as methanol, ethanol, isopropanol, ethyl cellosolve, butyl cellosolve, ethyl carbitol, butyl carbitol or acetic acid isoamyl ester may be mixed to adjust the solubility before use. After development, a relief pattern can be formed by washing the substrate with an appropriate rinse solution. As the rinse liquid used here, methanol, ethanol, isopropanol, ethyl cellosolve, butyl cellosolve, ethyl carbitol, butyl carbitol, acetic acid isoamyl ester or the like can be used alone or in combination. The substrate on which the relief pattern is obtained is 150 to 400 ° C, preferably 200 to 350 ° C.
The polyamic acid is cured into a polyimide by heat treatment for 60 to 90 minutes under. In this way, a relief pattern having heat resistance, insulation, etc. can be obtained.

In the semiconductor device of the present invention, by using the specific photosensitive resin composition as the insulating protective film, the insulating protection of the relief pattern on the semiconductor element can be performed without using the photoetching process using the conventional photoresist. A film is obtained. A specific photosensitive resin composition is a benzene ring in the polyamic acid main chain, which undergoes an electrophilic substitution reaction with a cross-linking agent capable of generating two or more carbocations in one molecule to cross-link polyamic acid molecules. As a result, a difference in solubility between the exposed portion and the unexposed portion appears in the developing solution. As a result, compared with photosensitive polyimide, which has polymerized double bonds such as acrylic, which is a photosensitive group with a conventional radical, and caused a difference in solubility between exposed and unexposed areas, a relief with high sensitivity and high resolution. A pattern can be formed. further,
Since a relief pattern is obtained in the state of polyamic acid and then a polyimide film is formed by thermal conversion, there is an advantage that a pattern with high adhesion can be obtained. Further, the manufacturing process of the semiconductor device has been shortened, and the highly reliable semiconductor device can be manufactured by the manufacturing process of the process which is advantageous for pollution and environmental problems.
