(57) Abstract: In a semiconductor manufacturing apparatus that picks up each semiconductor element attached to an adhesive tape by a push-up pin, unexpected damage such as damage to the back surface of the pellet or cracking of the pellet due to the push-up pin is performed. To provide a semiconductor manufacturing apparatus capable of preventing the above situation. As shown in FIG. 1, semiconductor manufacturing in which a push-up pin (3) is moved up and down from the back surface of a pellet (1) stuck on an adhesive tape (2) as the arm part (5) moves up and down. In the device, the pressure detecting device 4a is provided in the holder portion (not shown) of the push-up pin 3 to constantly monitor the push-up pressure. As a result, an abnormal signal can be detected, so that the unexpected situation can be prevented. The location of the pressure detection device may be the arm portion 5 of the push-up pin 3, and when the push-up pressure exceeds the standard value, feedback is performed to stabilize the pressure or stop the operation of the device. It is also possible to provide a function for performing such.

2. Description of the Related Art As a conventional known technique, a semiconductor pellet pick-up device shown in FIG. 4 is used, and a semiconductor pellet (hereinafter, simply referred to as "pellet" in the present specification) attached to an adhesive tape 2 is used. 1) is peeled off from the adhesive tape 2 and picked up one by one, the pellet 1 on the holder 8 is pushed up together with the adhesive tape 2 by the push-up pin 3 made of a wear resistant material. I was picking up.

[0003] In this pickup device, in the conventional known technique, the tip portion of the push-up pin 3 is not particularly considered in its management. For example, the tip portion of the push-up pin 3 due to an impact (push-up pressure). May fall off and the tip may be sharper than at the time of setting. If this is used as it is, an unexpected situation such as breaking the adhesive tape 2 and the tip of the push-up pin 3 directly contacts the back surface of the pellet 1 and damages the back surface, or even breaks the pellet 1 Will cause.

As a countermeasure against the above-mentioned unexpected situation,
It has been proposed that the tip of the push-up portion be a spherical surface having a curvature radius of 1.0 mm or more (see Japanese Patent Laid-Open No. 4-174535).
In this conventional technology, the radius of curvature of the tip of the thrust portion is 1.0 mm.
By using the above spherical surface, the impact at the time of thrust is reduced,
It is intended to prevent the pellet from being damaged or cracked.

In the semiconductor device pickup device shown in FIG. 4 described above, in order to deal with the above-mentioned unexpected situation, the back surface of the pellet after the push-up is checked, the wear of the push-up pin is checked, and the adhesive tape is attached. There is a problem that many confirmation checks such as damage level check and sampling check must be performed. Moreover, such confirmation check is a confirmation after the accident and is not an essential measure. is not.

Further, as in the prior art described above, measures have been proposed such that the tip of the push-up pin has a spherical surface with a curvature radius of 1.0 mm or more to reduce the impact at the time of push-up. However, if the pin tip is not properly managed, it will be sharper than it was at the time of setting due to an unexpected accident, and the elements that break through the adhesive tape and damage the back surface of the pellet remain. That is, in the above-mentioned conventional technology, the shape of the tip portion of the push-up pin is intended to be controlled, but "control for push-up pressure" such as push-up height and push-up speed is not performed. Impact on the tip (thrust pressure)
There has been a problem that the above-mentioned unforeseen circumstances such as the chipping due to the above can not be essentially dealt with.

Further, in the above-mentioned prior art, since the diameter of the tip of the push-up pin is 1 mm or more, there is a drawback that it is difficult to pick up small pellets (for example, pellets of 1 mm or less). If the diameter of the tip of the push-up pin is set to 1 mm or less, the conventional technique would break through the adhesive tape, making it impossible to make a pickup-type manufacturing apparatus.

Further, in the above-mentioned prior art, since the function of detecting the abrasion of the push-up pin is not provided, when the pellet contact area becomes large due to abrasion, the pellet cannot be removed or, conversely, the contact area is reduced. If it gets smaller,
It will break through the adhesive tape and damage the back surface of the pellet. Therefore, in order to prevent such problems, it is necessary to manage the height and speed of the push-up pin, and to check the back surface of the pellet and the wear of the push-up pin during push-up. Indispensable.

Further, according to the semiconductor manufacturing apparatus of the present invention, there are various methods such as the pellet back surface check after the push-up, the push-up pin wear check, the adhesive tape damage degree check, and the pull-out check as in the prior art. It has the advantage that no confirmation check needs to be performed.
