ッシング速度に変動が観られなかった。条件2及び条件
3のライトエッチングを加えて一貫処理を行った場合に
は、ウエハのロット数に関係なくアッシング速度が略一
定し、アッシング開始直後から一貫して高いアッシング
速度が得られた。また、処理を繰り返しても各回でアッ

室と、このプラズマ処理室に配設され且つ上記酸素ラジ
カルによってプラズマ処理される被処理体を載置する載
置台とを備えたプラズマ処理装置において、上記隔壁の
表面に上記導電性材料の酸化膜を設け、上記酸化膜によ
りその内部の導電性材料の酸化を防止することを特徴と
するプラズマ処理装置。1.
