座標補正データをそのまま適用することにより、(全ウ
エハ枚数−1)×歪み量の測定時間分の処理時間が節約
され、装置の単位時間当たりの処理能力を向上させるこ
とができる。換言すれば、本実施例によると、ウエハ毎
に座標系の歪み量(スケーリング、直交度)を測定する
前述した第3の方法と同程度の精度を保ったまま、処理
に要する時間はオフセットとローテーションだけを測定
する第1の方法に若干の時間を加えるだけで実現でき、
処理能力の向上を実現できる。

を統計処理することにより、そのウエハのオフセット、
ローテーション、スケーリング、直交度等の各パラメー
タを演算により算出し、この算出結果に基づいて各ショ
ットを順次位置決めするのであるが、この場合に、ロッ
ト内の1枚目のウエハについてだけ、オフセット、ロー
テーション、スケーリング、直交度等の演算を行ない、
2枚目以降にウエハについては、オフセット、ローテー
ションのみを算出するようにすれば、計算が非常に簡単
になって、演算時間が著しく短縮されるからである。

いは領域毎に前記基板の位置決めを行ないつつ当該基板
に所定の処理を施す第3工程と;しかる後、2枚目以降
の各基板について2次元平面内の位置ずれ量を測定し、
この測定結果と前記第2工程で測定された歪み量に基づ
いて処理ポイントあるいは領域毎に前記2枚目以降の各
基板の位置決めを行ないつつ当該各基板に所定の処理を
施すことにより、2枚目以降の基板の位置合わせ、処理
を繰り返す第4工程とを含む基板の処理方法。
