Claims (10)

  1. 軸対称形の構造を有し且つ中心に影部分がある２つの互いに対向する凹面鏡（２１，２３）を有するカタジオプトリックマイクロリソグラフィ用縮小対物レンズにおいて、凹面鏡（２１，２３）の後方の、像（６１）に向かう光路に沿ってレンズ（２４〜６０）が配置され、凹面鏡（２１，２３）の後方に中間像（Ｚ）が位置していることを特徴とする縮小対物レンズ。
  2. 物体側で、中心影部分の領域の、凹面鏡（２１，２３）の間の空間の中へレンズ（１５〜２０）が押出されていることを特徴とする請求項１記載の縮小対物レンズ。
  3. 凹面鏡（２１，２３）の間の光路にはレンズが設けられていないことを特徴とする請求項１又は２記載の縮小対物レンズ。
  4. 中間像（Ｚ）の後方の２つのレンズ（３４，３５及び３６，３７；４０，４１及び４２，４３）は凸形空気レンズを取り囲んでいることを特徴とする請求項１記載の縮小対物レンズ。
  5. 像視野の直径は２０mmより大きいことを特徴とする請求項１から４の少なくとも１項に記載の縮小対物レンズ。
  6. 像側口径数は０．６０より大きいことを特徴とする請求項１から４の少なくとも１項に記載の縮小対物レンズ。
  7. 像視野湾曲は０．０６μｍより小さいことを特徴とする請求項１から６の少なくとも１項に記載の縮小対物レンズ。
  8. 色補正は少なくとも６ｐｍの帯域幅で実行されることを特徴とする請求項１から７の少なくとも１項に記載の縮小対物レンズ。
  9. 中間像（Ｚ）に続く瞳（Ｐ）の領域に、ひとみに対して凸形のメニスカスレンズ（４８，４９；５３，５４）が配置されていることを特徴とする請求項１から８の少なくとも１項に記載の縮小対物レンズ。
  10. 中間像（Ｚ）に続く瞳（Ｐ）の領域に、球面補正面をもたない光学素子（５０，５１）が配置されていることを特徴とする請求項１から９の少なくとも１項に記載の縮小対物レンズ。
