Abstract

PROBLEM TO BE SOLVED: To provide a signal selection circuit in which the occupation area of a memory is reduced by constituting the circuit of a plurality of multiplexed input terminals, a buffer having I/O terminals, and elements having programmable conductivity each coupled between the multiplexed input terminal and the input terminal of the buffer. SOLUTION: A multiplexing circuit 300 has K input terminals receiving input signals IN0 ,..., INK-1, K selective conduction elements F0 ,..., Fk-1 coupled between the corresponding input terminals and a node 302, and the node 302. The multiplexing circuit 300 comprises a selective pull-down element FP connected with a reference voltage, e.g. VSS, and an inverter 304 connected between the node 302 and an output terminal 305. When none of a plurality of multiplexing circuits 300 is used during an operating, the elements F0 ,..., Fk-1 and FP in all multiplexing circuits 300 are nonconducting.

BACKGROUND OF THE INVENTION Many of today's integrated memory circuits have redundant memory cells that can be used to replace a failing or defective matrix memory cell. Typically, the entire row or column of the matrix to which the defective memory cell belongs is identified as defective and replaced with a redundant row or column, respectively. Often, only one defect matrix row or column can cause a malfunction in a memory circuit. Thus, by providing redundant rows and columns on an integrated memory circuit, engineers can repair otherwise unusable memory circuits and the overall manufacturing yield of operable memory circuits. Can be increased.

[0003] Typically, immediately after manufacturing a memory circuit, an engineer tests the memory circuit to identify the rows and columns containing the defective memory cells. For example, after the test station identifies a defective column, it causes the redundant column to be mapped to the address of the defective column. During the normal operation of the memory circuit, if an external circuit such as a processor attempts to write data to the address of the memory cell in the defective column via the data bus, the redundant circuit in the memory circuit will From the data bus and supply data to corresponding memory cells in the redundant column. The redundancy circuit in the memory circuit performs this isolation and supply operation in a manner that is transparent or invisible to external circuits.

[0004] Frequently, select circuits, such as programmable multiplexers, are used to enable selected redundant memory rows or columns to replace defective matrix rows or columns, respectively. For example, FIG.
FIG. 1 is a schematic diagram of a known multiplexer circuit 1, which disables a corresponding redundant row or column in an unprogrammed state, and which, in a programmed state, has n signals S 0 -S
Enable redundant rows or columns in response to the desired one of n-1 . For example, if S 1 is should the corresponding redundant row or column is enabled whenever a active logic 1, for example, all the selective conduction element, such as a fuse element F 0 -F n-1 except elements F 1 to be a conductive state is a non-conductive state. If S 1 is active logic one, transistor T 1 is active, thus pulling mode Na to active logic zero. One to two series-coupled inverters, which together act as a non-inverting buffer, but provide an active logic 0 at the output of multiplexer 1 to enable redundant rows or columns. If S 1 is in an inactive logic 0 because transistors T 1 is and transistor T p is inactive pulls up the node N a to an inactive logic 1, it is to disable the redundant row or column Is supplied by the multiplexer 1.

One problem with many such select circuits is that they occupy a relatively large area of the memory device. Since memory devices typically have a large number of such selection circuits, the area they occupy can significantly increase the cost of manufacturing the memory device.

If a defective matrix row of a plurality of memory cells in the array 20 is found during an initial test of the memory 10, it is replaced by a redundant memory row 26 of a plurality of redundant memory cells. With one of the following. That is, the redundant row is mapped to the address of the defective matrix row. When the defective matrix row is addressed, redundant row decode and select circuit 28 decodes the row select signal from address decoder 14 and activates the redundant word line associated with the mapped redundant row. Similarly, if during the initial test of memory 10 a defective matrix column of memory cells in array 20 is found, it is replaced with one of redundant memory columns 32. That is, the redundant column is mapped to the address of the defective matrix column. When the defective matrix column is addressed, redundant column decode and select circuit 30 decodes the column select signal from address decoder 14 and couples read / write circuit 24 to the complementary bit line of the mapped redundant column. Defective rows and columns of a plurality of memory cells in matrix array 20 are isolated from read / write circuit 24, as described below in connection with FIGS. Therefore, circuits 28 and 30
Maps the redundant rows 26 and redundant columns 32 to the addresses of the defective matrix rows and columns in the matrix array 20 in a manner that is transparent or invisible to external circuitry that supplies address signals to the address decoder 14, respectively. To make things possible.

Block B 0 further includes redundant column group 4
2 which is a matrix column group 40a-
It includes one or more redundant memory columns that can be used to replace defective columns in any of 40h. The number of redundant columns in redundant column group 42 is between the predicted number of matrix columns in groups 40a-40h having defective memory cells and the amount and cost of additional area required for each redundant column. Based on the equilibrium of In the illustrated example, the redundant column group 42 has two redundant columns. Since each block B 0 -B 31 has a redundant column group 42 itself, the redundant column decode and select circuitry 30 (FIG. 3) are not necessary to be centrally located, and the block B 0 - it can be dispersed in each of the B 31. Such a local distribution is often
It reduces the complexity and area required by routing interconnects within circuit 30. Furthermore, the redundant columns of block B 0 can use the same local word line driver LWD 0 as the matrix memory columns, thus reducing programming overhead.

If a matrix column in one of matrix column groups 40a-40h is found to be defective, one of the redundant columns in redundant column group 42 is mapped to replace the defective matrix column. Is done. For example, assume that a defective column has been found in group 40a. If the defective column is addressed, the circuit RD 0 generates a redundant column selection signal. In response to this redundant column select signal, circuit RI / O 0 couples the bit true line and bit complement line of the mapped redundant column to RBT 0 and RBC 0 during a read cycle, respectively, and writes. During the cycle, the mapped true column bit true line and bit complement line are coupled to WBT 0 and WBC 0 , respectively. Circuit I / O 0

During a read or write cycle, redundant column 0
Is not mapped to replace the defective matrix column, the selective conducting element 54 of the enable circuit 44 is turned on. Element 54 and similar elements described below can be laser fuses, electrical fuses, programmable memory cells, or other elements having selectable conductivity. Conductive element 54
Couples a supply (power) voltage Vcc equivalent to logic 1 to an input of a latch circuit 56 having an inverter 58 and an NMOS transistor 60. Latch 56 generates a logic zero at the output of enable circuit 44. NOR gate 64 of control circuit 46 receives a logic 0 from latch 56 at one input and a signal CRS that is an inactive logic 0 at the other input, and thus generates a logic 1 at its output. A logic 0 from latch 56 and a logic 1 from NOR gate 64 deactivate pass gate 65, each of which is coupled to an NMO coupled in parallel to a PMOS transistor.
It is formed from S transistors. Therefore, pass gate 65 in the inactive state prevents all of signals COL <0:15> from propagating to node N2. Furthermore, NOR
The logic one generated by gate 64 activates NMOS transistor 66, which causes node N2 to go to logic zero.
Drive to The output circuit has one input terminal.
Receiving a signal ISO is active logic 1 for selecting the block B 0 in and the other input terminal receives a logic zero at node N2. Accordingly, output circuit 50 generates inactive logic 1 for redundant column select signal RCOL0_ on line 52.

During a read or write cycle, redundant column 0
Are mapped to replace a defective matrix column, element 54 is rendered non-conductive. During the power-up period of the memory 10, a power-on reset (P
The OR) signal is a logic one for a predetermined time period, and activates the transistor 62 of the enable circuit 44 during this period. The active transistor 62 is connected to the latch circuit 56
Is coupled to ground, which is equivalent to logic zero. Latch circuit 56 maintains a logic one at its output, even after POR has returned to a logic zero. NOR gate 64
Receives a logic one from latch 56 at one input and deactivates logic zero at another input.
S, thus producing a logical zero at its output. A logic one from latch 56 and a logic zero from NOR gate 64 activate pass gate 65. All the selectively conducting elements 69 are turned off except for the element 69 corresponding to the defective column. Therefore, when one of the signals COL <0:15> corresponding to the defect matrix column shifts to active logic 1, the logic 1 changes to the corresponding pass gate 6
5 and the conduction element 69 to the node N2. N
Since logic 0 from OR gate 64 deactivates transistor 66, the output circuit converts the logic 1 and logic 1 ISO signals at node N2 to active logic 0 for RCOL0_. Active logic 0 for RCOL0_ selects redundant column 0.

During a first test mode, all matrix memory columns are tested simultaneously and all redundant memory columns are tested simultaneously to see if they are mapped to replace defective memory columns. The signal CRS is active logic one. If redundant column 0 is not mapped to replace the defective matrix column,
The element 54 is conductive, the output of the latch 56 is a logic zero, and the output of the NOR gate 64 is a logic zero. Thus, the PMOS transistor of pass gate 65 is active, element 69 is conductive, and signals COL <0:15>, all of which are active logic 1 to select all matrix columns simultaneously, are at nodes N
2 Further, ISO is active logic one, and output circuit 50 generates RCOL0_ equal to logic zero, which selects redundant column zero accordingly. Redundant column 0
Is mapped to replace the defective matrix column, the element 54 is non-conductive and the latch 56
Is a logical one, and the output of NOR gate 64 is a logical zero. Thus, the PMOS transistor of pass gate 65 is active, only the element 69 corresponding to the defective column is conductive, and the signal COL is all active logic 1 to select all matrix columns simultaneously. A corresponding one of <0:15> is coupled to node N2. Further, transistor 66 is inactive, ISO is active logic 1, and output circuit 5
0 generates RCOL0_ equal to logic 0, which selects redundant column 0 accordingly.

During the second test mode, all non-defective matrix columns are tested simultaneously, but only the redundant columns that have been mapped to replace the defective matrix columns are tested with the non-defective matrix columns. CRS

In both the first and second test modes, the memory cells in the selected matrix and redundant columns are often stressed with an increased DC voltage, for example, 7-9V. This increased voltage is typically applied to one of the bit true and complement lines in one column, while 0V is applied to the other line. The voltages are then reversed. If the memory cell does not fail when this increased voltage is applied, it is possible to have considerable confidence that it will not fail when a normal operating voltage of, for example, 5 V is applied. It is.

The advantage provided by this second test mode is that it can be implemented after replacing the defective matrix columns with redundant columns and that only the mapped redundant columns are tested. Therefore, since it does not affect the operation of the memory 10,
Redundant columns that are not defective and have not been mapped will not identify memory 10 as defective in this second test mode. Thus, this second test mode prevents the possibility of discarding the functional memory 10 because the unmapped redundant columns are defective.

During a read or write cycle involving matrix column 0 if matrix column 0 is defective,

An advantage of circuits 132 and 130 is that selective conducting elements, such as fuses, for example, are not required between circuit 130 and the bit true and complement lines of matrix column 0. is there. Therefore, the total number of such elements is reduced by about half. Further, it is not necessary to cut such elements such as laser fuses adjacent to the bit lines. This reduces the likelihood of errors occurring during the laser cutting of the element, especially if the size of the memory device is generally reduced, and therefore the bit true line and bit complement of each column. This is useful if the pitch between the original line and the original line is reduced. Furthermore, if such a fuse is omitted, the series resistance of the bit line is reduced. This can significantly increase the speed at which memory cells are accessed. Further, the use of such bit line fuses may place limitations on the manufacturing process. This is because the layer in which the fuse is manufactured must have a relatively low sheet resistance. Conversely, circuits 130 and 132 do not impose such restrictions.

As described above in connection with FIG. 5b, a first test mode for simultaneously testing all matrix columns and all redundant columns before any redundant columns are mapped to replace defective matrix columns. During the period, element 17
4 and 176 are conductive in all of the redundant selection circuits 158 of RI / O 0 -RI / O 7 . In addition, RCOL
0_ is active logic 0, so redundant column 0 is
T 0 -RBT 7, RBC 0 -RBC 7, WBT 0 -W
BT 7 , WBC 0 -Coupled to all of WBC 7 . CRS_ is also active logic zero to prevent signal contention at the input of inverter 178. Thus, the advantage of control circuit 164 is that it eliminates the switching transistors of conventional control circuits by ensuring that there is no contention between RCOL0_ and CRS_ when both elements 174 and 176 are conductive. That is possible. Further, the circuit 164
Are also the selective conducting elements 116, 118, 12 of FIG.
It is possible to omit 0,122 and thus reduce the number of such elements by about half. Removing such switching transistors and elements reduces the layout area of the memory 10. Furthermore,
If these elements are laser fuses, reducing the number of fuses allows for an increase in the spacing between the fuses, thus reducing the likelihood of an error if the fuse is blown. Further, the elimination of such conductive elements reduces the resistance of the bit line path, and thus reduces the access time of the memory cell.

During the second test mode, which occurs after the selected redundant memory column is mapped to the address of the defective matrix column, CRS_ is inactive logic 1,
Therefore, only the mapped redundant columns are accessed simultaneously with the matrix columns. Therefore, if redundant column 0 is mapped to replace the defective matrix column, RCOL0_ transitions to active logic 0 and redundant column 0 is set as described earlier in the description of the operation of redundant column select circuit 158. Select Similarly, if redundant column 0 is not mapped, RCOL0_ will remain at inactive logic 1, and redundant column 0 will not be selected.

at 1 -Rat 8 are all equal to logic 1 and Rac 1-
If all of Rac 8 correspond to a logical zero, then all eight elements 284a are conductive and all eight elements 286a are non-conductive. Thus, when a defective row is addressed, NAND gate 288
a, 290a, 292a receive a logic one at all of their inputs and generate a logic zero at their outputs, and RRWDC-0 is an active logic zero to select redundant row zero.

During the first test mode, as described above in connection with FIGS. 5b, 8 and 9, all matrix rows and redundant rows, whether mapped or not, are accessed simultaneously and the CRS Is active logic one, which forces the output of NOR gate 296a to logic zero.
Therefore, RRWDC-0_ is active logic 0, regardless of whether redundant row 0 is mapped.

During the second test mode, when all the matrix rows and the mapped redundant rows except the unmapped redundant rows are selected simultaneously, the CRS is inactive logic 0; And the signal Rat 1
-Rat 8 and Rac 1 -Rac 8 are all logical ones. Since both Rat 1 -Rat 8 and Rac 1 -Rac 8 are logical 1, if redundant row 0 is mapped to any defective matrix row, circuit 262

During operation, if none of the plurality of multiplexers 300 connected in parallel are used, all the elements F 0 -F k-1 and F p of the multiplexers 300 are in a non-conductive state. And IN 0 -IN k-1 are each at the same logic level, in this case a logic 0, so that no signal collision occurs at node 302. That is, each of the input signals IN 0 -IN k-1 and Vss drives node 302 to the same logic level, rather than to a different logic level. In another embodiment of the present invention, the element F p is coupled to Vcc, and the signal IN 0 -I
N k-1 is a logical one. On the other hand, it is possible to make all of the elements F 0 -F k-1 non-conductive and to make the element F p conductive, or to make the elements F 0 -F k-1 conductive and the element F F p is made non-conductive, and IN 0 -IN k-1

During operation, at least one of the multiplexers 300 connected in parallel receives the input signal IN.
When used to couple a selected one of the 0- IN k-1 to output 305, all elements F 0 -F k-1 of the used multiplexer 300 are selected. Except for elements coupled to the input signal, they are non-conductive. F p of the multiplexer 300 which is also used in a non-conductive state. For example, the used multiplexer 300
There if one desires to bind IN 0 to the output 305, all of the elements F 1 -F k-1 and F p is a non-conducting state, and F 0 is conductive. Therefore, only the selected signal IN 0 propagates to the output terminal 305. For each of the unused multiplexers 300 in parallel, all elements F 0 -F k-1
Is turned off, and the element Fp is turned on.

An advantage of multiplexer 300 is that it has fewer parts than a similar conventional multiplexer. For example, multiplexer 300 does not require components such as transistors to separate the input signal from node 302.
Reductions in such components are often due to the memory device 1
The operation of multiplexer 300 is increased because it reduces the overall layout area of zeros and there is no transistor or gate delay.
