プ(Si製)の線膨張係数3ppm/℃に比べてかなり
大きいため、電気的な接合部である金属電極部分(半田
バンプ、金バンプ、Alパッド、Alパッド下地、P
d、Ti、W等の電極保護被膜等)にクラックが入り易
く、接合部の信頼性に問題があった。また、急激な温度
差が生じた場合には、ICチップ自体にもクラックを生
じる等の問題もあった。一般的に、接合部の信頼性は、

されるが、接合部のクラックの原因は繰返し応力による
疲労破壊である。この応力は、ICチップとインターポ
ーザの材質との間の線膨張係数(α)の差より生じるも
のである。現在、インターポーザとしては、ポリイミド
フィルム(α=15〜25ppm/℃)、ガラス布BT
レジン基板(α=15ppm/℃)が用いられている
が、ICチップ(α=3ppm/℃)から大きくはなれ

にこれを樹脂モールドしたパッケージにおいては、LC
Pフィルムの吸水率が低いことにより、パッケージクラ
ックを低減できる。また、従来のセラミックスインター
ポーザに比べ、安価でかつ薄いパッケージとすることが
できる。さらに、本発明のICチップパッケージの場
合、そのLCPフィルムの吸水率が低く、かつそのモー
ルド樹脂との接着性が良いことから、モールドする樹脂
の量を少なくでき、安価で、薄く、軽くすることができ
