(57) [Summary] [PROBLEMS] To prevent the rising of cutting waste and suppress the potential of cutting failure caused by a miss shot. When an object to be cut is punched by a punch, an inflow air flows through a groove in the air on a side surface of the punch, thereby improving an effect of absorbing dust (vacuum). To absorb the cutting waste 6 downward,
The cutting waste 6 is prevented from rising.

Description of the Related Art As shown in FIG. 2A, a conventional cutting die for a semiconductor device (hereinafter referred to as a cutting die) has a punch 1 and a die 2 serving as cutting blades. As a variation, there is one provided with a punch guide 13 for guiding the punch 1 (Japanese Patent Application Laid-Open No. 60-160132,

Next, when cutting the semiconductor device or the object to be cut, as shown in FIG. 2B, when the punch 1 comes into contact with the object to be cut 4 on the die 2, a shear force acts to punch the object to be cut. Thereafter, the punch 1 continues to descend to the bottom dead center 5 and stops. Thereafter, as shown in FIG. 2C, the punch 1 and the punch guide 13 move up and return to their original positions, thereby completing a series of cutting operations. There is also a variation in which dust is collected (vacuum) from the lower part of the lower mold. The cutting waste 6 generated when cutting is generally discharged from the tapered portion 7 as shown in FIG. 2C.
Since the punch 1 adheres the cutting debris 6 or is in a vacuum state when it is raised, the cutting debris 6 is not absorbed downward, and FIG. 2D
As shown in FIG. Since this phenomenon caused a serious quality accident, several precautions were taken.

As shown in FIG. 5, the bottom dead center 5 of the punch is increased to the bottom dead center 12, and the rising bottom dead center method of reducing the rising potential of the cutting waste 6. As shown in FIG. 6, the punch 1 is guided to the cutting position. The reason is that by increasing the ventilation hole of the punch guide 13 having the guide descent when the punch 1 is lowered, the effect of the guide 13 is reduced, the cutting position shifts, abnormal friction of the punch / die, etc., and the mold due to misshot. This is because the potential for destruction increases.
