【解決手段】ボンベ1dにあるクリーニングガス2dは
BrF3 及びBrF5 及びBrF7を少なくとも1種類
を含むガスからなり、導入口5から半導体製造装置6内
に導入される。そして、外部のヒータ9により与えられ
る熱により、クリーニングガス2dは、ハロゲンラジカ
ルに分解する。この時、半導体製造装置の内壁8あるい
は半導体基板12上の汚染は、これらラジカルと反応
し、気化し、排気口13から除去されるので、効率良く

ている。このため、ウエハ上のみを成膜,エッチングす
る場合でも、容器内壁にも付着性の高いラジカルが堆積
する。製造装置内壁にこの様な堆積膜が付着すると、装
置内部にパーティクルを発生させたり、付着物の剥離が
生じることや、成膜,エッチング性能が経時的に劣化す
るので、定期的にこれらの付着物を除去する必要があ

るようにClF3 を用いた洗浄方法(4)が提案されて
いる。ここでClF3 は220℃以上でF2 との反応で
ClFとF2 に分解し、さらなる加熱により生じたFラ
ジカルは優れた付着物の除去性能を持つ。本方法は、プ
ラズマを立てることなく、短時間で、装置内へダメージ
を与えることなく装置内をクリーニング可能なので、現
在、半導体製造装置内の洗浄方法として、精力的に応用
