Description of the Related Art In recent years, as the areal recording density of a hard disk device has been improved, the performance of a thin-film magnetic head has also been required to be improved. The thin-film magnetic head has a structure in which a recording head for writing and a reproducing head for reading are stacked, and a magnetoresistive element is widely used for improving the performance of the reproducing head. As such a magnetoresistive element, an anisotropic magnetoresistance (AMR: Anis
Conventionally, the one using the effect of the asymmetric magneto-resistive (GMT) effect has been generally used. However, the one using the giant magneto-resistive (GMR) effect whose resistance change rate is several times larger than this is also being developed. In the present specification, these elements exhibiting the magnetoresistance effect, such as the AMR element and the GMR element, are collectively referred to as a magnetoresistance reproducing element or an MR reproducing element.

By increasing the areal recording density in this manner, a hard disk device having a large capacity of 10 Gbytes or more can be realized. One of the factors that determine the performance of a reproducing head including such a magnetoresistive reproducing element is the height (MR Height: MR) of the magnetoresistive reproducing element.
Height). This MR height is the distance measured from the air bearing surface of the magnetoresistive reproducing element whose end surface is exposed to the air bearing surface. In the process of manufacturing a thin-film magnetic head, polishing is performed when the air bearing surface is formed by polishing. The desired MR height is obtained by controlling the amount.

To increase the areal recording density, it is necessary to increase the track density in the magnetic recording medium. For this purpose, it is necessary to reduce the width of a write gap on the air bearing surface from a few microns to a submicron order, and semiconductor processing technology is used to achieve this.

H). The throat height is the distance of the magnetic pole portion from the air bearing surface to the edge of the insulating layer that electrically separates the thin-film coil, and it is desired that the distance be as short as possible. This reduction in throat height is also determined by the amount of polishing from the air bearing surface. Therefore, in order to improve the performance of the thin-film magnetic recording head, it is important to form the recording head and the reproducing head in a well-balanced manner.

An insulating layer 2 of O 3 ) is deposited to a thickness of about 5 to 10 μm. Next, as shown in FIG. 2, a lower shield layer 3 constituting a magnetic shield for protecting the MR reproducing element of the reproducing head from the influence of an external magnetic field is formed with a thickness of 3 μm. After that, as shown in FIG.
After being sputter-deposited with a thickness of 00 to 150 nm, a magnetoresistive layer 5 made of a material having a magnetoresistive effect constituting the MR reproducing element is formed to a thickness of several tens of nm, and a desired shape is formed by highly accurate mask alignment. And Subsequently, as shown in FIG. 4, the insulating layer 6 is formed again, and the magnetoresistive layer 5 is embedded in the insulating layers 4 and 6.

After being formed to a thickness of 0 nm, for example, permalloy (Ni: 50
(wt%, Fe: 50 wt%) or a second magnetic layer 9 made of a high saturation magnetic flux density material such as iron nitride (FeN), and is formed into a desired shape by highly accurate mask alignment. The second magnetic layer 9 formed into a predetermined shape is called a pole tip, and the width W defines a track width. At this time, if a dummy pattern 9 ′ for connecting the lower pole (first magnetic layer) and the upper pole (third magnetic layer) is formed simultaneously, mechanical polishing or chemical mechanical polishing (Chemical Mechanical Polishing) is performed.

Form 14. Next, after a photoresist layer 15 is formed on the second-layer thin-film coil 14 by high-precision mask alignment, the surface is planarized again by, for example, 250 mm.
Bake at ° C. As described above, the photoresist layer 1
The reason why the mask alignments 1, 13 and 15 are formed with high precision mask alignment is that the throat height and the MR height are defined using the edge on the magnetic pole portion side of the photoresist layer as a reference position.

Is selectively formed in a thickness of 3 μm according to a desired pattern. The third magnetic layer 16 is in contact with the first magnetic layer 7 via the dummy pattern 9 'at a position away from the magnetic pole portion, and is closed by the first and second and third magnetic layers. The structure is such that the thin film coils 12, 14 pass through the path. Further, an overcoat layer 17 made of alumina is deposited on the exposed surface of the third magnetic layer 16.

In the process of forming the air bearing surface 18, the magnetoresistive layer 5 is also polished, and the MR reproducing element 19 is obtained. Thus, the above-described throat height TH and MR height are determined. This is shown in FIG. In an actual thin-film magnetic head, pads for making electrical connection to the thin-film coils 12, 14 and the MR reproducing element 19 are formed.
The illustration is omitted.

Since the width of the track is defined, it is necessary to reduce the width W as much as possible in order to realize a high areal recording density. In this figure, the thin-film coils 12, 14 are shown concentrically in order to simplify the drawing.

This is the difficulty of fine formation of the upper pole (yoke pole) formed along.

Since the resolution is inevitably reduced due to the thickness, it has been extremely difficult to accurately pattern and form the top pole for forming the narrow track.

After forming such a pole chip, an upper pole is attached to the pole chip. The above-described problem has been advantageously improved by adopting a connection system, in other words, by adopting a structure in which a pole tip for determining a track width and an upper pole for inducing magnetic flux are divided into two.

In addition, since the contact portions are vertically in contact with each other, the magnetic flux easily saturates in this portion, and therefore, a sufficiently satisfactory writing characteristic cannot be obtained. (2) The throat height TH or MR height is determined with reference to the edge of the insulating layer that insulates and separates the thin-film coil on the magnetic pole side, but this insulating layer is usually formed of a photoresist organic insulating layer. From, weak to heat. For this reason, the film is melted by a heat treatment of about 250 ° C. added during the formation of the thin-film coil, the pattern size of the insulating layer fluctuates, and the size of the throat height TH and the MR height may deviate from desired design values. (3) Since the positional relationship between the pole tip and the upper pole is determined by the alignment during photolithography, there may be a large displacement to one side when viewed from the air bearing surface. In some cases, the effective track width is widened, which causes a problem that data is written on a hard disk other than where data should be recorded.

In order to determine the TH and Apex Angle, an insulating layer 28 'is formed with a photoresist to a thickness of 2 to 3 μm using a photoresist, and then, as shown in FIG. Formed to a thickness of 300 nm.
Note that, in this example, the case where the write gap insulating layer 28 is formed after forming the photoresist insulating layer 28 ′ whose edge on the magnetic pole portion side is a reference position for determining the throat height TH and the apex angle is shown. However, the order of formation may be reversed, that is, after forming the write gap insulating layer 28, the photoresist insulating layer 28 'may be formed.

After forming the layer, the write gap insulating layer 28 is formed so that the surface of the photoresist layer 28 'is covered with the alumina insulating layer 28. That is, the throat height TH is defined as the distance between the edge on the magnetic pole portion side of the photoresist insulating layer 28 'and the air bearing surface, but in the actual manufacturing process, the throat height TH is the edge of the insulating layer 28'. Since the position is not visible, it is assumed that this edge is formed at a desired position, and the air bearing surface is polished so that a desired throat height TH is obtained using this edge as a reference position. On the other hand, when forming a thin film coil after that,
A heat treatment at about 250 ° C. is performed. The heating melts the photoresist layer 28 ′ constituting the insulating layer, and changes the dimensions of the pattern of the insulating layer. As a result, the above-described edge position of the photoresist insulating layer 28 'also fluctuates. As a result, the size of the throat height TH, which is the length of the magnetic pole portion formed with this edge as a reference position, is also adjusted to a desired design. There is a risk of deviation from the value.

Is performed with the edge on the magnetic pole portion side of the photoresist insulating layer 28 'as a reference position, so if the edge position of this insulating layer fluctuates due to heat treatment, the MR height will also fluctuate, and the device will be manufactured as designed. You will not be able to do it. Further, when the photoresist layer 28 'and the photoresist layers 33 and 35 constituting the insulating layer that insulates and separates the thin-film coil described later melt, the apex angle θ defined by the inclination angles of the side surfaces of these insulating layers also changes. There is a fear. The apex angle θ also affects the characteristics of the thin-film magnetic head, and the fluctuation often results in poor characteristics.

After forming the photoresist insulating layer 28 ', the alumina insulating layer 28 of the write gap is formed, and the photoresist insulating layer 28' is covered with the alumina insulating layer 28. Layer 28 '
, The deviation of the throat height TH as well as the MR height and the apex angle θ from the desired design values can be effectively suppressed.

Thereafter, a write gap around the pole tip is selectively opened, and the exposed first magnetic layer 27 is etched by, for example, ion milling to form a magnetic pole portion. In the present invention,
As shown by H in FIG. 18, the magnetic pole portion refers to the first magnetic layer 27, the write gap 28, and the second magnetic layer (pole) from the edge of the photoresist insulating layer 28 'to the end face of the laminated body. Chip) 29 is a region joined with a width W. Therefore, when the end face is polished to form the air bearing surface at the product stage, the magnetic pole portion is a region from the edge of the photoresist insulating layer 28 'to the air bearing surface,
This corresponds to the throat height TH.

する。In the present invention, when forming the pole tip as described above, the second magnetic layer is formed as shown in FIG.
It is important that 29 be formed not only in the pole portion 30 but also in a wider area behind it. This is because the contact area between the pole tip and the upper pole is small when the upper pole is formed in contact with the upper pole on the pole tip, and the magnetic flux saturates at this point because the contact part is in vertical contact. However, according to the present invention, the contact area between the pole tip and the upper pole was extended not only to the magnetic pole portion but also to a region behind it. This makes it possible to effectively eliminate such a possibility that the magnetic flux is saturated, and as a result, it is possible to obtain sufficiently satisfactory writing characteristics. Here, if the contact area is sufficiently ensured, the contact region between the pole tip and the upper pole may be only the region behind the magnetic pole portion. In this specification, the term “rear” means a direction opposite to the air bearing surface.

As shown in FIG. 19, the shape may be such that it extends straight backward, or as shown in FIG. 20, it may be a shape that gradually widens as it goes backwards.
It is only necessary that the pole tip and the upper pole are in contact with each other in a region behind the magnetic pole portion. The length h of the pole tip extending rearward from the magnetic pole portion is preferably about 2 to 5 μm which does not exceed the width of the ring-shaped insulating layer 28, particularly preferably about the thickness of the top pole. FIG. 20 shows a case where the width of the pole tip in the region behind the magnetic pole portion is 90 ° (45 ° on each side). However, the width of the pole tip is not limited to this, and will be described later. As such, a particularly preferred angle range is between 40 and 180 degrees.

Although the disadvantage of widening occurs, if the tip of the third magnetic layer is provided so as to be receded from the air bearing surface, such a problem does not occur. Conventionally, when the tip of the upper pole is located behind the air bearing surface, the contact area between the pole tip and the upper pole is reduced, so that the magnetic flux must be saturated, but in the present invention, Since the contact area between the two poles is sufficiently ensured in a region behind the magnetic pole portion, even if the tip of the upper pole is retracted from the air bearing surface, there is no possibility that the magnetic flux is saturated.

Further, as shown in FIG. 25, when the width spread angle of the second magnetic layer 29 is somewhat small, such as 30 to 60 °, the third magnetic layer 29 is initially formed so as to follow the shape of the second magnetic layer. The width of the rear portion of the second magnetic layer 29 and the tip portion of the third magnetic layer 36 overlapping the first magnetic layer 29 are gradually widened as viewed from the air bearing surface. However, as shown in FIG. May be formed so that the connection between the and the rear part is at a right angle. In this case, it can be considered that the spread angle of the rear portion of the second magnetic layer 29 is 180 °.
