(57) [Problem] To manufacture a highly reliable piezoelectric element and an ink jet recording head. A plurality of piezoelectric thin films are provided between electrode films (302, 410).
The piezoelectric elements are formed by laminating 401 to 40n. In the piezoelectric element 40, fine crystal grains 420 are scattered in each piezoelectric thin film. In addition, the areal density of the microcrystal grains 420 in each piezoelectric thin film tends to decrease in the order of distance from the piezoelectric thin film 401 in contact with the lower electrode film 302. According to this piezoelectric element configuration, since the microcrystal grains relieve the internal stress, the thickness of the piezoelectric body can be increased, and the reliability can be improved.

2. Description of the Related Art A piezoelectric element produces an electromechanical conversion effect in which a volume change occurs when an electric field is applied, and a voltage change occurs when a pressure is applied. The piezoelectric element is an important driving element of the ink jet recording head. Many piezoelectric materials having a perovskite crystal structure exhibit this effect remarkably, and are therefore used as materials for piezoelectric elements.

Conventionally, a method for manufacturing a piezoelectric element has been to stack piezoelectric materials such as PZT by a sol-gel method,
A plurality of piezoelectric thin films of about 0 nm were laminated. For example, JP-A-3-69512 discloses that a precursor containing an alkoxide in which hydrogen of an organic compound is substituted with a metal is hydrolyzed using a metal cation, and the aqueous solution is applied to a substrate. It describes a procedure for forming a thin film having piezoelectric characteristics by annealing at a temperature of about 700C to about 700C. Such a conventional method for manufacturing a piezoelectric element is described, for example, in Communications of the American Cer.

However, the piezoelectric element produced by the conventional manufacturing method has not yet been sufficiently reliable. Generally, as a higher voltage is applied between the electrode films of the piezoelectric element, the reliability of the piezoelectric element is impaired. However, when the applied voltage is low, the volume change of the piezoelectric element is small, and when applied to an ink jet recording head, the ink ejection amount is reduced.

Each of the piezoelectric thin films 401 to 40n is provided with microcrystal grains 420 in each layer by the action of a high molecular organic compound.
The diameter of the fine crystal grains is about 20 nm to 80 nm. Microcrystalline grains contained in each piezoelectric thin film tend to have a higher areal density as the piezoelectric thin film is closer to the lower electrode film, and have a lower areal density as it is closer to the upper electrode film. For example, when the piezoelectric thin film is composed of four layers (401 to 404), the areal density of microcrystal grains in the piezoelectric thin film 401 closest to the lower electrode film 302 is about 5 × 10 9 / cm 2 . The areal density of the fine crystal grains in the piezoelectric thin film 402 or 403 near the center is 1
It will be about × 10 9 / cm 2 . The areal density of microcrystal grains in the piezoelectric thin film 404 closest to the upper electrode film 410 is about 1 × 10 8 / cm 2 . Note that the change in the surface density is not always strict, but means that the above-described tendency is provided as a whole.

The thickness of the piezoelectric thin film is preferably about 40 nm to 80 nm per one piezoelectric thin film, and more preferably about 65 nm per one piezoelectric thin film. This is because the thickest piezoelectric element can be formed by laminating a large number of layers without generating cracks or the like with these thicknesses (see FIG. 8).

Further, it is possible to laminate more piezoelectric thin films than before. It is possible to stack up to a maximum of 1.6 μm to 2.0 μm. If the layer is too thick, a high driving voltage is required. If the layer is too thin, a high electric field is generated in the PZT film when the driving voltage is applied, and the characteristics of the film are degraded or the film is damaged by dielectric breakdown. Because.

(Operation) The reason why fine crystal grains are formed will be considered with reference to FIG. Generally, when a precursor containing a piezoelectric material such as PZT is heat-treated, a dense crystal structure of a perovskite crystal structure is developed from a molecular structure that was in an amorphous state. The direction in which crystals develop is from bottom to top. That is, in FIG. 7, in the lower layer in contact with the lower electrode, the crystal structure of the lower electrode is transmitted to the precursor, and crystal grains grow from the interface at a constant speed V2. When the crystal grains grow from a plurality of points and the crystal grains come into contact with each other, the crystal grains having a columnar structure grow. On the other hand, crystal grains that grow at a constant speed v1 also exist in the amorphous layer.

In the precursor containing the high-molecular-weight organic compound of the present invention, when heat treatment is applied, the crystal grains in the layer grow as the influence of platinum or the like on the lower electrode increases, that is, the layer closer to the lower electrode. The speed V1 tends to be large. Therefore, in the piezoelectric thin film near the lower electrode, the crystal growth rate V1 from the inside of the layer is relatively higher than the crystal growth rate V2 from the interface, so that many fine crystal grains remain after the crystal. On the other hand, as the distance from the lower electrode increases, the speed V1 at which the crystal grains grow from within the layer is relatively small. When the speed V2 at which crystal grains grow relatively from the boundary of the piezoelectric thin film becomes relatively large, microcrystal grains from within the layer are often swallowed by crystal grains grown from the boundary of the piezoelectric thin film and disappear. Become. Therefore, in the piezoelectric thin film far from the lower electrode, the crystal grown from the inside of the layer is swallowed by the columnar crystal grown from the interface and disappears, and relatively few fine crystal grains remain after the crystal. Due to the above-mentioned effect, the fine crystal grains 4
20 tends to remain.

When a piezoelectric element is manufactured, a complicated internal stress is generated in the piezoelectric thin film as the crystal grows. The internal stress generated inside the piezoelectric thin film causes breakage (crack) from a weak point in the crystal structure. The thicker the piezoelectric thin film, the larger the internal stress is added. For this reason, cracks occur in the process of heat treatment in a piezoelectric element formed too thick. In the past, the cracks occurred, so that it was not possible to increase the thickness of the piezoelectric element to a certain extent (for example, 1.0 μm or more).

According to the present invention, since the fine crystal grains 420 exist in each part, many grain boundaries exist in the piezoelectric thin film.
The internal stress generated inside the piezoelectric thin film by these grain boundaries is relieved. That is, the fine crystal grains 420 relieve the internal stress generated in the crystal structure. On the other hand, fine crystal grains 42
Since 0 is a crystal of a piezoelectric material itself, it does not hinder the piezoelectric characteristics of the entire piezoelectric element. Therefore, according to the piezoelectric element of the present invention, breakage (crack) due to stress concentration can be prevented without inhibiting the piezoelectric characteristics.

The ink jet recording head of the present embodiment is provided with this highly reliable piezoelectric element. The operation principle of this ink jet recording head will be described. When no voltage is applied between the lower electrode 302 and the upper electrode 410 of the piezoelectric element 40, the piezoelectric thin films 401 to 40n exhibiting piezoelectric characteristics do not change in volume. Therefore, the pressure does not change in the cavity 21 formed corresponding to the piezoelectric element 40 to which no voltage is applied, and no ink droplet is ejected from the nozzle 11.

A solution is produced by mixing a high molecular organic compound with a precursor of a piezoelectric material such as T. As the high molecular weight organic compound, for example, polyethylene glycol or the like is mixed. The content of the high-molecular-weight organic compound is about 70 to 135 mol% based on the amount of lead contained in the precursor of the piezoelectric material. This is because such a content enables the most efficient growth of fine crystal grains.

As described above, according to the present embodiment, fine crystal grains can be generated by mixing a high molecular weight organic compound with a piezoelectric material and controlling the thickness of one piezoelectric thin film. Since the microcrystal grains relieve the internal stress, the number of layers can be increased and the thickness of the piezoelectric element can be increased. Since the thickness of the piezoelectric element is increased, the intensity of the electric field applied to the piezoelectric thin film can be suppressed, and the reliability of the piezoelectric element and the ink jet recording head can be improved.
