相違がある複数種類のトランジスタを有する半導体装置
であって、 当該複数種類のトランジスタ間で前記ゲート絶縁膜の膜
厚が一定の値に設定され、かつ、前記ゲート絶縁膜上の
多結晶ゲート電極のグレインサイズをトランジスタの種
類に応じて変えてある半導体装置。1. A semiconductor device having a plurality of types of transistors having different characteristics depending on the thickness of a gate insulating film, wherein the thickness of the gate insulating film is constant among the plurality of types of transistors. And a grain size of a polycrystalline gate electrode on the gate insulating film is changed according to a type of a transistor.
