所定状態に駆動し、サンプリング測定の起動用トリガ信
号の発生を受けて、DUTにサンプリング用の荷電粒子
ビームパルスを連続的に照射し、これから得られる2次
電子の検出によってDUT照射部位の電位をサンプリン
グ測定する荷電粒子線試験装置において、 該荷電粒子ビームパルスを一定間隔TでDUTへ照射す
る連続サンプリングパルス信号を発生する手段と、 上記トリガ信号と該連続サンプリングパルス信号を受け
て、両者の時間差を求める手段と、 前記で求めた時間差データを受けて、荷電粒子ビームパ
ルスの照射タイミングに対応した格納アドレス情報を生
成する手段と、 該格納アドレス情報を受け、DUT照射部位からの2次
電子を2次電子検出手段で得た対応データを受けて、波
形記録部の所定のアドレス位置へ格納する手段と、 以上を具備していることを特徴とした荷電粒子線試験装

に対応した格納アドレス情報を生成する手段と、 該格納アドレス情報を受け、DUT照射部位からの2次
電子を2次電子検出手段で得た対応データを受けて、波
形記録部の所定のアドレス位置へ格納する手段と、 以上を具備していることを特徴とした荷電粒子線試験装
