Abstract

PURPOSE:To obtain a semiconductor pressure converter having sufficient bonding strength and high utility by bonding a pressure sensitivie pellet to its base via an adhesive layer made of solder glass. CONSTITUTION:An Nichiden glass LS-0110 is, for example, formed by a precipitation method in a thickness of 150mum on an Si base 18 to be bonded with a pressure sensitive element wafer 17. In the method, 5g of a solder glass is dissolved in 500cc of ethyl alcohol, a sample is placed at the position of 1cm under the water surface, and is precipitated for approx. 1hr. 以外の応力等が加わることを防止するものであり、でき
る限り厚くするようにしている。同、一般的には貫通孔
16の加工技術の制約等によって1mt〜5 se を
程度の台座14が用いられている。このような構造の圧
力センサは、第2図(bl 、 (clに示すように、
シリコンウェハ17上にマトリックス状に4ms口のペ
レット11を形成し、このシリコンウェハ17に対して
貫通孔16を設けたウニ/X鰭の土台18をガラス接着
層15を介して接合したのち、同図(C1中矢印で示す
位置iこて個々のペレットに切断して製造される。この
場合、ペレットの拡散工程は従来のバイポーラICとほ
ぼ同一の半導体工程に、I−、′?て達せられ、またダ
イヤプラムの形#もアルカリ性薬品によるエツチング技
術によってなし得る。これによって、圧力センナの製作
工程は大幅に改善されその量変化への大きな前進が図ら
れる。

を持つものは4ケに過ぎなかった。つまり歩留りは96
チであった。また他の特性(電気め特性、温度−性)の
面でも統計的に見て試料番号1,2゜3のハンダガラス
より優れていることもわかつた。かくして形成されたペ
レットは圧力を印加させるためのケラケージ部材に改め
て接着されるが、その際の接着はハンダガラスでもエポ
キシ接着でも、コストと用法に応じて選別することが可
能である。パッケージとの接着は第2図(a)のBi土
台J4の裏面J 4’で行なわれるが、パッケージとの
接着で生ずる歪はBL土台14がバッファーになるため
、感圧素子13への影響は無い。とのことは、厚みを7
0声m以下としたものでは、その効果が失われることが
確認されたO このように本発明に係る半導体圧力変換器は、感圧ペレ
ットとその土台とを熱膨張率が40〜70xlO’で、
且つ厚みが70pm以上のハンダガラスからなる接着層
を介して接合した構造を有するもので、この接着層によ
る感圧ペレットへの歪を軽減し、またその完全気密性を
十分に確保することができる。そして、その接着作業性
も容易であり、実用的利点が多大である等め効果を奏す
る。

前記半導体ペレットとを接着してなる熱膨張率が40〜
70xlOで且つ厚み70μm以上のハンダガラスから
なる接着層とを具備したことを特徴とする半導体圧力変
換装置。
