が基板面に沿って上方向に起とシ易いこと及び基板底部

り、基板(レジ哀ト膜)の温度分布と形成されるパター
ンの寸法分布が極めて対応することが確認され、第7図
〜第10図に示すように基板(レジスト膜)を温度分布
が均一な状態で温度降下させるとパターン寸法にむらが

処理することにょシレジストパターンを形成する方法に
於いて、前記レジストのベーキング後でかつ前記電磁波
あるいは粒子線の照射前に前記レジストを急速に冷却す
る工程を設けたことを特徴とするレジストパターンの形
成方法。 (2)レジストの最大冷却速度は、0.8’(!/秒以
上であることを特徴とする特許 に記載したレジストパターンの形成方法。 (3)レジストの急速冷却は、該レジストに対して溶解
もしくは反応を生じない液体又は気体にょシ行なわれる
ことを特徴とする上記特許請求の範囲第1項に記載した
