    【実用新案登録請求の範囲】
  1. Ｐ１Ｎ１Ｐ２Ｎ２層からなる主ＧＴＯ部と同一ウェハ上
    にＰ、Ｎ、Ｐ２Ｈ４層からなる増幅ゲート部を設け、上
    記Ｐ２層にはＮ２．Ｎ３層に夫々対向して所定のパター
    ンの低抵抗の埋込ゲート層Ｐ２＋を設け、上記増幅ゲー
    ト部の主電流を主ＧＴＯ部のオンゲート電流とする増幅
    ゲート構造のゲートターンオフサイリスタにおいて、上
    記主ＧＴＯ部のＰ２層に形成されるＮ１層上に設けられ
    オフゲート電流を導くオフゲート電極の一部を該主ＧＴ
    Ｏ部の埋込ゲート層Ｐ２＋に対向する位置で上記Ｐ２層
    表面に接続し該オフゲート電極にオンゲート電流の一部
    を流す構造にしたことを特徴とする増幅ゲート構造のゲ
    ートターンオフサイリスタ。
